Feasibility studies of the growth of 3-5 compounds of boron by MOCVD

Boron-arsenic and boron-phosphorus films have been grown on Si sapphire and silicon-on-sapphire (SOS) by pyrolyzing Group 3 alkyls of boron, i.e., trimethylborane (TMB) and triethylborane (TEB), in the presence of AsH3 and PH3, respectively, in an H2 atmosphere. No evidence for reaction between the alkyls and the hydrides on mixing at room temperature was found. However, the films were predominantly amorphous. The film growth rate was found to depend on the concentration of alkyl boron compound and was essentially constant when TEB and AsH3 were pyrolyzed over the temperature range 550 C to 900 C. The films were found to contain mainly carbon impurities (the amount varying with growth temperature), some oxygen, and were highly stressed and bowed on Si substrates, with some crazing evident in thin (2 micron) B-P and thick (5 micron) B-As films. The carbon level was generally higher in films grown using TEB as the boron source. Films grown from PH3 and TMB showed a higher carbon content than those grown from AsH3 and TMB. Based on their B/As and B/P ratios, films with nominal compositions B sub12-16 As2 and B sub1.1-1.3 P were grown using TMB as the boron source.

Pressure induced ageing of polymers

The nonlinearly viscoelastic response of an amorphous homopolymer is considered under aspects of time dependent free volume behavior. In contrast to linearly viscoelastic solids, this model couples shear and volume deformation through a shift function which influences the rate of molecular relaxation or creep. Sample computations produce all those qualitative features one observes normally in uniaxial tension including the rate dependent formation of a yield point as a consequence of the history of an imposed pressure.

Preliminary analysis of recent 2.2-4.2 micrometers telescopic observations of Elysium, Mars: Implications for crystallinity and hydration state of surface materials

Comparisons of the telescopic reflectance spectrum of a Martian bright region, in the 2.2 to 4.2 micrometers region, with recent laboratory studies of materials in this same wavelength range are consistent with: terrestrial materials which are dehydrated relative to the terrestrial environment, and terrestrial materials which exhibit spectral behavior indicative of some degree of sample crystallinity which is greater than that of amorphous palagonites. This second conclusion is in agreement with recent suggestions concerning the Martian bright regions. However, additional laboratory research is required in order to constrain: the degree of crystallinity required to result in the 2.8 to 2.9 micrometers spectral behavior seen in the terrestrial samples, and the limit of crystalline material which can be accommodated in a mixture with measured telescopic data of Mars (0.3 to 4.2 micrometers).

Composition, structure, and chemistry of interstellar dust

Different dust components present in the interstellar medium (IM) such as amorphous carbon, polycyclic aromatic hydrocarbons, and those IM components which are organic refractory grains and icy grain mantles are discussed as well as their relative importance. The physical properties of grain surface chemistry are discussed with attention given to the surface structure of materials, the adsorption energy and residence time of species on a grain surface, and the sticking probability. Consideration is also given to the contribution of grains to the gas-phase composition of molecular clouds.

Crystallization behavior of a melt-spun Fe-Ni based steel

Whether Fe-Ni-based alloys solidify with a bcc or fcc structure has been observed by many investigators to be a stronger function of kinetics and undercooling than strictly free-energy minimization. Such behavior has been observed in an Fe(52.8)Ni(28.7)Al(3.4)Ti(6.1)B(9.0) alloy. The alloy was cast as ribbons about 45 microns thick using a dual free-jet variation of chillbock melt spinning against a Cu wheel. Optical, X-ray, and electron analyses of the as-cast and annealed ribbons were performed. A microstructure of at least four layers containing combinations of ecc, bcc, and amorphous phases in differing proportions was observed in the as-cast ribbon. The midthickness layer had the most unusual features, containing fcc grains about 75 nm in size encompassing spherulitic regions as large as 15 microns comprised of fcc grains about 25 nm in size. The crystallization sequence responsible for the as-cast microstructure is discussed in terms of the competition between the formation of bcc and fcc phases as influenced by undercooling, recalescence, and variations in cooling rate experienced by the as-cast ribbon.

Transmission electron microscopy study of the formation of epitaxial CoSi2/Si (111) by a room-temperature codeposition technique

Co and Si have been codeposited on Si (111) substrates near room temperature in a stoichiometric 1:2 ratio in a molecular beam epitaxy system. Annealing of these deposits yields high-quality single-crystal CoSi2 layers. Transmission electron microscopy has been used to examine as-deposited layers and layers annealed at 300, 500, and 600 C. Single-crystal epitaxial grains of CoSi2 embedded in a matrix of amorphous Co/Si are observed in as-deposited samples, while the layer is predominantly single-crystal, inhomogeneously strained CoSi2 at 300 C. At 600 C, a homogeneously strained single-crystal layer with a high density of pinholes is observed. In contrast to other solid phase epitaxy techniques used to grow CoSi2 on Si (111), no intermediate silicide phases are observed prior to the formation of CoSi2.

Infrared emission from interstellar PAHs

The mid-IR absorption and Raman spectra of polycyclic aromatic hydrocarbons (PAHs) and the mechanisms determining them are reviewed, and the implications for observations of similar emission spectra in interstellar clouds are considered. Topics addressed include the relationship between PAHs and amorphous C, the vibrational spectroscopy of PAHs, the molecular emission process, molecular anharmonicity, and the vibrational quasi-continuum. Extensive graphs, diagrams, and sample spectra are provided, and the interstellar emission bands are attributed to PAHs with 20-30 C atoms on the basis of the observed 3.3/3.4-micron intensity ratios.

Containerless processing of undercooled melts

Containerless drop tube processing allows for significant levels of liquid undercooling through control of parameters such as sample size, surface coating and cooling rate. A laboratory scale (3 m) drop tube has been developed which allows the undercooling and solidification behavior of powder samples to be evaluated under low gravity free-fall conditions. The level of undercooling obtained in an InSb-Sb eutectic alloy has been evaluated by comparing the eutectic spacing in drop tube samples with a spacing/undercooling relationship established using thermal analysis techniques. Undercoolings of 0.17 and 0.23 T(e) were produced by processing under vacuum and He gas conditions respectively. Alternatively, the formation of an amorphous phase in a Ni-Nb eutectic alloy indicates that undercooling levels of approximately 500 C were obtained by drop tube processing. The influence of droplet size and gas environment on undercooling behavior in the Ni-Nb eutectic was evaluated through their effect on the amorphous/crystalline phase ratio. To supplement the structural analysis, heat flow modeling has been developed to describe the undercooling history during drop tube processing, and the model has been tested experimentally.

Convection and mass-transport in laser-induced chemical vapor deposition

Gas flow and energy and species transport in laser-induced chemical vapor deposition (LICVD) of amorphous silicon films by silane pyrolysis are analyzed by finite element analysis of a two-dimensional model for the process. Spatial nonuniformity of the deposited film is shown to result from diffusion controlled transport of products between the beam and substrate. Deposition profiles are affected by buoyancy-driven convection only at increased gas pressures. Horizontal orientation of the reactor with respect to gravity is optimal because the stagnation-like flow, that results adjacent to the substrate, enhances mixing, and smoothes the film profile.

Room-temperature codeposition growth technique for pinhole reduction in epitaxial CoSi2 on Si (111)

A solid-phase epitaxy has been developed for the growth of CoSi2 films on Si (111) with no observable pinholes (1000/sq cm detection limit). The technique utilizes room-temperature codeposition of Co and Si in stoichiometric ratio, followed by the deposition of an amorphous Si capping layer and subsequent in situ annealing at 550-600 C. CoSi2 films grown without the Si cap are found to have pinhole densities of (1-10) x 10 to the 7th/sq cm when annealed at similar temperatures. A CF4 plasma-etching technique was used to increase the visibility of the pinholes in the silicide layer.

The ice band in IRAS 09371 + 1212

Spectra from 2 to 4 microns of the unusual IRAS source 09371 + 1212, a bipolar nebula, reveal a deep H2O ice absorption band near 3.1 microns. No long-wavelength wing is present, implying that the absorbing grain mantles are of high purity. The structure of the absorption feature is reasonably well modeled by a mixture of amorphous and crystalline H2O ice mantles on silicate grains, but discrepancies remain that could indicate other absorbers also.

The calculated influence of atmospheric conditions on solar cell ISC under direct and global solar irradiances

Calculations of the influence of atmospheric conditions on solar cell short-circuit current (Isc) are made using a recently developed computer model for solar spectral irradiance distribution. The results isolate the dependence of Isc on changes in the spectral irradiance distribution without the direct influence of the total irradiance level. The calculated direct normal irradiance and percent diffuse irradiance are given as a reference to indicate the expected irradiance levels. This method can be applied to the calibration of photovoltaic reference cells. Graphic examples are provided for amorphous silicon and monocrystalline silicon solar cells under direct normal and global normal solar irradiances.

Recent achievements in module reliability research

After 10 years of extensive research on crystalline-silicon flat-plate photovoltaic modules, the emphasis of recent reliability research has shifted to the emerging first-generation thin-film amorphous-silicon modules. These modules share much in common with their crystalline precursors, but also include many materials and processes that demand the development of reliability technologies. Key research thrusts include light-induced effects, cell corrosion, thermal diffusion, hot-spot heating, and electrical isolation of the cells from the module exterior. Research goals and recent achievements are described in each of these areas.

Boron nitride - Composition, optical properties, and mechanical behavior

A low energy ion beam deposition technique was used to grow boron nitride films on quartz, germanium, silicon, gallium arsenide, and indium phosphate. The film structure was amorphous with evidence of a hexagonal phase. The peak boron concentration was 82 at. percent. The carbon and oxygen impurities were in the 5 to 8 at. percent range. Boron-nitrogen and boron-boron bonds were revealed by X-ray photoelectron spectroscopy. The index of refraction varied from 1.65 to 1.67 for films deposited on III-V compound semiconductors. The coefficient of friction for boron nitride in sliding contact with diamond was less than 0.1. The substrate was silicon.

Binary synaptic connections based on memory switching in a-Si:H for artificial neural networks

A scheme for nonvolatile associative electronic memory storage with high information storage density is proposed which is based on neural network models and which uses a matrix of two-terminal passive interconnections (synapses). It is noted that the massive parallelism in the architecture would require the ON state of a synaptic connection to be unusually weak (highly resistive). Memory switching using a-Si:H along with ballast resistors patterned from amorphous Ge-metal alloys is investigated for a binary programmable read only memory matrix. The fabrication of a 1600 synapse test array of uniform connection strengths and a-Si:H switching elements is discussed.

Diagnostics of silane and germane radio frequency plasmas by coherent anti-Stokes Raman spectroscopy

In situ plasma diagnostics using coherent anti-Stokes Raman spectroscopy have shown different dissociation characteristics for GeH4 and SiH4 in radio frequency (rf) plasma-enhanced chemical vapor deposition of amorphous silicon germanium alloy (a-SiGe:H) thin films. The GeH4 dissociation rate in rf plasmas is a factor of about 3 larger than that of SiH4. Plasma diagnostics have revealed that the hydrogen dilution of the SiH4 and GeH4 mixed plasma plays a critical role in suppressing the gas phase polymerization and enhancing the GeH4 dissociation.

The size and composition of interstellar grains

Aspects of interstellar grains and their observations are discussed. The forms of solid carbon of which the grains can be composed are examined, and the nature of the 2175 A bump is discussed, taking into consideration two stars which show well-determined short-wavelength bump positions. The difficulties of assigning graphite as the only carrier of the bump are reviewed, and the properties of the 'far-ultraviolet rise' of the extinction for 1/lambda greater than 6/micron are considered. The properties of infrared emission bands and reasons for identifying the bands with aromatic hydrocarbons of some sort are examined. The properties of red and infrared emission are discussed, and possible connections with hydrogenated amorphous carbon are addressed.

Synthesis, curing and physical behavior of maleimide terminated poly(arylene ethers)

This paper describes the synthesis of maleimide terminated poly(ether ketones) using the solution imidization process described by Summers et al. (1987). Amorphous poly(arylene ether ketones), as well as poly(arylene ether sulfones, of controlled end group functionalities and molecular weights were synthesized by nucleophilic step polymerization of bisphehol-A phenolates with activated halides, such as 4,4'-difluorobenzophenone, and 'monofunctional' end cappers such as m-aminophenol. The thermal properties of the system included glass transition temperature (Tg) values of 160-170 C, with modulus above Tg proportional to cross-link density, which in turn was reciprocally related to oligomer molecular weight. The measurements of the fracture toughness values showed the materials to be very ductile, with the toughness increasing with oligomer molecular weight.
