Semiconductor grade, solar silicon purification project

The conversion of metallurgical grade silicon into semiconductor grade silicon by way of a three step SiF2 polymer transport purification process was investigated. Developments in the following areas were also examined: (1) spectroscopic analysis and characterization of (SiF2) sub x polymer and Si sub x F sub y homologue conversion; (2) demonstration runs on the near continuous apparatus; (3) economic analysis; and (4) elemental analysis.

Production of solar-grade silicon from purified metallurgical silicon

The long-term goal of this work is to produce silicon of solar-grade quality at 3 x 10 to the 6th kg/y for less than $10/kg by, or before 1986. The approach is to improve and expand upon the technology used today to commercially produce metallurgical-grade silicon (MG-Si). This is currently being accomplished by using purer raw materials in the arc furnace process for producing MG-Si, by upgrading the furnace itself, and by unidirectionally solidifying the molten silicon exiting the furnace. Solar cells fabricated from partially purified MG-Si have shown average AM0 efficiencies in the range of 9-11%. Since further MG-Si purification yet remains possible, fabrication of cells of considerably higher conversion efficiency is deemed feasible.

Beef grading by ultrasound

Reflections in ultrasonic A-scan signatures of beef carcasses indicate USDA grade. Since reflections from within muscle are determined primarily by fat/muscle interface, richness of signals is direct indication of degree of marbling and quality. Method replaces subjective sight and feel tests by individual graders and is applicable to grade analysis of live cattle.

Upgrading Metallurgical-Grade Silicon

Closed-loop process produces semiconductor-grade silicon. Metallurgical-grade silicon converted to ultrapure silicon by reacting with hydrogen and silicon tetrahalide to form trihalosilane, purifying this intermediate and again decomposing to high purity silicon in third stage. Heterogeneously and homogeneously nucleated polycrystalline silicon used in semiconductor device applications and in silicon photovoltaic solar cell fabrication.

A review of tectonic aspects of the Limpopo belt and other Archean high-grade gneissic terranes

Published information on the Archean high grade terrains varies a great deal in the detail available. Such information as exists indicates marked differences in the lithic types and proportions present in the central Limpopo belt compared with the better studies of the other Archean high grade terrains. These differences may be important because they are expressed by the presence in the Limpopo belt of subordinate, but significant quantities (about 5% each) of two rock suites likely to have formed on a shallow marine platform of significant size (Eriksson and Kidd, in prep.). These suites consist of thick sections dominantly consisting of either carbonate and calc-silicate, or of pure metaquartzites, often fuchsite bearing, whose lithic characters are unlike those expected for metacherts but are very like those expected for platform arenites. Isotopic ages suggest these sediments are probably older than 3.3 Ga and younger than 3.5 Ga. Studies lead to the conclusions that (1) continental fragments large enough to provide a substrate for significant platform arenite and carbonate sedimentation existed by 3.3 to 3.5 Ga ago; (2) Wilson cycle tectonics seems to adequately explain most major features of the Archean gneissic terranes; and (3) Tibetan-Himalayan style collisional tectonics 2.6 Ga and older accounts for the large scale relationships between the Limpopo belt and the adjacent Archean greenstone granitoid terrane cratons. By inference, other more fragmentary Archean gneissic terranes may have once been part of such collisional zones.

Mechanical behavior of 18 Ni 200 grade maraging steel at cryogenic temperatures

A comprehensive study was conducted to characterize the mechanical behavior of 18 Ni 200 grade maraging steel for cryogenic applications in the National Transonic Facility. Tensile, fatigue, impact, and fracture toughness properties were determined at room and cryogenic temperatures. Experimental variables included product form, specimen orientation, and variation in metallurgical condition accomplished with a grain refining heat treatment. Room temperature tensile yield strength was approximately 200 ksi, while the yield strength at -275 F was approximately 260 ksi. Charpy V-notch energy absorption values and fracture toughness values of 18 Ni steel were found to be dependent on temperature, product form, orientation, and metallurgical condition. Fracture toughness values ranged from 80 to 113 ksi-sq rt in. at room temperature and from 67 to 90 ksi-sq rt in. at -275 F. The results of this study indicate that 18 Ni 200 grade maraging steel exceeds the strength criterion of 150 ksi minimum yield strength for use in cryogenic wind tunnel models but is marginal with respect to the 85 ksi sq rt in fracture toughness criterion at -275 F.

Refining of metallurgical-grade silicon

A basic requirement of large scale solar cell fabrication is to provide low cost base material. Unconventional refining of metallurical grade silicon represents one of the most promising ways of silicon meltstock processing. The refining concept is based on an optimized combination of metallurgical treatments. Commercially available crude silicon, in this sequence, requires a first pyrometallurgical step by slagging, or, alternatively, solvent extraction by aluminum. After grinding and leaching, high purity qualtiy is gained as an advanced stage of refinement. To reach solar grade quality a final pyrometallurgical step is needed: liquid-gas extraction.

Solar-grade silicon prepared by carbothermic reduction of silica

An advanced carbothermic reduction (ACR) process was developed to produce solar grade (SC) silicon from high purity silica and carbon. Preparation of starting materials and operation of the arc furnace to product high purity silicon is described. Solar cells prepared from single crystal SG-Si had efficiencies of up to 12.3% practically identical to cells made from electronic grade silicon. The ACR process is not in the pilot stage for further evaluation.

Rare earth element patterns in Archean high-grade metasediments and their tectonic significance

REE data on metasedimentary rocks from two different types of high-grade Archean terrains are presented and analyzed. The value of REEs as indicators of crustal evolution is explained; the three geologic settings (in North America, Southern Africa, and Australia) from which the samples were obtained are described; and the data are presented in extensive tables and graphs and discussed in terms of metamorphic effects, the role of accessory phases, provenance, and tectonic implications (recycling, the previous extent of high-grade terrains, and a model of Archean crustal growth). The diversity of REE patterns in shallow-shelf metasediments is attributed to local provenance, while the Eu-depleted post-Archean patterns are associated with K-rich plutons from small, stable early Archean terrains.

Electron beam source molecular beam epitaxial growth of analog graded Al(x)Ga(1-x)As ballistic transistors

A new method has been developed for the growth of graded band-gap Al(x)Ga(1-x)As alloys by molecular beam epitaxy which is based upon electron beam evaporation of the group III elements. The metal fluxes are measured and feedback controlled using a modulated ion gauge sensor. The system is computer controlled which allows precise programming of the Ga and Al evaporation rates. The large dynamic response of the metal sources enables growth of variable band-gap III-V alloys with arbitrary composition profiles. This new technique is demonstrated by synthesis of analog graded Al(x)Ga(1-x)As unipolar ballistic electron transistors.

Development of optimized, graded-permeability axial groove heat pipes

Heat pipe performance can usually be improved by uniformly varying or grading wick permeability from end to end. A unique and cost effective method for grading the permeability of an axial groove heat pipe is described - selective chemical etching of the pipe casing. This method was developed and demonstrated on a proof-of-concept test article. The process improved the test article's performance by 50 percent. Further improvement is possible through the use of optimally etched grooves.

Geophysical evidences for a thick crust south of Palghat-Tiruchi gap in the High Grade Terrains of South India

The regional gravity and magnetic features of the South Indian Shield were discussed. The prominent regional gravity low of 20 to 30 mgls over the charnockite terrain of South India, coupled with the correlation of a steep gravity gradient with a prominent shear zone to the north, can be interpreted in terms of increased crustal thickness in the South Indian high-grade terrain. There is some support for this from deep seismic sounding. The magnetic signature of the high-grade terrain is also distinctive, and Mishra argued that the Palghat-Tiruchi line might represent a Precambrian boundary such as a suture between two distinct crustal blocks.

Structural patterns in high grade terrain in parts of Tamil Nadu and Karnataka

Detailed geological mapping in parts of Tamil Nadu and Karnataka has brought out vast areas occupied by highly deformed charnockite and high grade gneisses. These areas, similar to high grade shield terrains in other parts of the world have the impress of extensive tectonic reworking multideformation and polymetamorphism and are closely associated with layered ultramafics, shelf type sediments and different igneous events. In North Arcot and Charmapuri districts of Tamil Nadu and Kollegal taluk in Mysore district in Karnataka, charnockite is intensely cofolded with a supracrustal succession of layered ultramafics, pyroxene granulite, pink granolites, magnetite quartzite and khondalites. These areas have undergone five phases of deformation, five generations of basic dyke activities, four phases of migmatisation and two periods of metallogeny. Geochronological data ranges from 2900 m.y. to 750 m.y. In working out the tectanostratigraphy of the above areas the basic dykes of different generations have served as major time markers. In addition, the persistent strike continuity of linear bands of pyroxene granulite, pink granolite and magnetite quartzite has been of great utility in using them as structural markers for bringing out the complex structural history in these areas.

Theory of biaxial graded-index optical fiber

The problem of wave propagation in a biaxial graded-index fiber with circular symmetry is considered. The problem is formulated in terms of four first-order differential equations for the tangential components of the electric and magnetic fields. A general solution method for solving systems of differential equations is presented. This solution method is then used to solve the system of equations for a particular example of a biaxial graded-index fiber. Numerical results for the propagation constant in the fiber are also given.

Graded-bandgap AlGaAs solar cells for AlGaAs/Ge cascade cells

Some p/n graded-bandgap Al(x)Ga(1-x)As solar cells were fabricated and show AMO conversion efficiencies in excess of 15 percent without antireflection (AR) coatings. The emitters of these cells are graded between 0.008 is less than or equal to x is less than or equal to 0.02 during growth of 0.25 to 0.30 micron thick layers. The keys to achieving this performance were careful selection of organometallic sources and scrubbing oxygen and water vapor from the AsH3 source. Source selection and growth were optimized using time-resolved photoluminescence. Preliminary radiation-resistance measurements show AlGaAs cells degraded less than GaAs cells at high 1 MeV electron fluences, and AlGaAs cells grown on GaAs and Ge substrates degrade comparably.

Braze alloy process and strength characterization studies for 18 nickel grade 200 maraging steel with application to wind tunnel models

A comprehensive study of braze alloy selection process and strength characterization with application to wind tunnel models is presented. The applications for this study include the installation of stainless steel pressure tubing in model airfoil sections make of 18 Ni 200 grade maraging steel and the joining of wing structural components by brazing. Acceptable braze alloys for these applications are identified along with process, thermal braze cycle data, and thermal management procedures. Shear specimens are used to evaluate comparative shear strength properties for the various alloys at both room and cryogenic (-300 F) temperatures and include the effects of electroless nickel plating. Nickel plating was found to significantly enhance both the wetability and strength properties for the various braze alloys studied. The data are provided for use in selecting braze alloys for use with 18 Ni grade 200 steel in the design of wind tunnel models to be tested in an ambient or cryogenic environment.

Coupled structural/thermal/electromagnetic analysis/tailoring of graded composite structures

Described here are the accomplishments of a 5-year program to develop a methodology for coupled structural, thermal, electromagnetic analysis tailoring of graded component structures. The capabilities developed over the course of the program are the analyzer module and the tailoring module for the modeling of graded materials. Highlighted accomplishments for the past year include the addition of a buckling analysis capability, the addition of mode shape slope calculation for flutter analysis, verification of the analysis modules using simulated components, and verification of the tailoring module.
