Determination of carrier saturation velocity in high-performance In(y)Ga(1-y)As/Al(x)Ga(1-x)As modulation-doped field-effect transistors (with y between 0 and 0.2)

The relation between the intrinsic transconductance per unit gate width and the carrier saturation velocity, v(sat), is used to determine v(sat) for several high-performance pseudomorphic MODFET's with different InAs mole fractions (y). Measurements of In(y)Ga(1-y)As/AlGaAs MODFET's grown by MBE were found to give accurate v(sat) values at 77 K. Devices with y between 0 and 0.20 were shown to have higher v(sat) than conventional GaAs/AlGaAs MODFET's. An optimum y value for peak v(sat), which may optimize overall device performance, is expected.

Fe-57 and Sn-119 Moessbauer study of La2CuO(4-y), YBa2Cu3O(7-y) and SmBa2Cu3O(7-y)

Moessbauer studies reveal antiferromagnetic order in doped La2CuO(4-7): at 77 K, H = 476 kOe at Fe-57 and H is less that 10 kOe at Sn-119. Split-source and conventional absorber experiments on RBa2Cu3O(7-y) (R = Y, Sm) are consistent with occupation of 3 sites by Fe-57, the relative population depending on sample preparation and Fe concentration.

Influence of calcium on transport properties, band spectrum and superconductivity of YBa2Cu3O(y) and YBa(1.5)La(0.5)Cu3O(y)

The comparative investigation of transport phenomena in Y(1-x)Ca(x)Ba2Cu3O(y) (0 is less than x is less than 0.25; 6.96 is greater than y is greater than 6.87 and 6.73 is less than x is less than 6.53); Y(1-x)Ca(x)Ba(1.5)La(0.5)Cu3O(y) (0 is less than x is less than 0.5; 7.12 is greater than y is greater than 6.96) and YBa(2-x)La(x)Cu3O(y) (0 is less than x is less than 0.5; 6.95 is less than y is less than 7.21) systems have been carried out. The temperature dependencies of resistivity and thermopower have been measured. It was found that the S(T) dependencies take some additional features with Ca content increase. The results obtained have been analyzed on the basis of the phenomenological theory of electron transport in the case of the narrow conductive band. The main parameters of the band spectrum (the band filling with electrons degree and the total effective band width) have been determined. The dependencies of these from contents of substituting elements are discussed. Analyzing the results obtained simultaneously with the tendencies in oxygen content and critical temperature change we have confirmed the conclusion that the oxygen sublattice disordering has a determinant effect on band structure parameters and superconductive properties of YBa2Cu3O(y). The results obtained suggest that Ca gives rise to some peculiarities in band spectrum of this compound.

Thermal and electric properties of Nd(1.85)Ce(0.15)CuO(4-y) and Pr(1.85)Ce(0.15)CuO(4-y)

Electric resistivity, magnetic susceptibility, thermoelectric power, and Hall coefficient of Nd(1.85)Ce(0.15)CuO(4-y) and Pr(1.85)Ce(0.15)CuO(4-y) whose onset temperature of the superconductivity are 24 K and 23 K were measured. Experimental results show many interesting features. In particular, the Hall coefficients are negative and relatively flat as a function of temperature. However, the temperature dependence of the thermoelectric power (TEP) for these two samples shows the positive sign for both samples in contrast to the previous results. Moreover TEP for both samples remains flat in the normal state below 250 K, but decreases rapidly above 250 K. TEP of only Pr(1.85)Ce(0.15)CuO(4-y) shows a peak near 50 K. Finally onset temperatures of sudden drop of TEP are higher than those of resistance drop. The physical properties of these samples produced at different conditions such as different heat treatment temperatures, atmospheres were also measured. TEP and resistance measurement show that oxygen deficiency is essential to produce better superconducting samples. Correlation between TEP and superconductivity for these different samples will be discussed.

All a-axis oriented YBa2Cu3O(7-y) - PrBa2Cu3O(7-z) - YBa2Cu3O(7-y) Josephson devices operating at 80 K

The controllable, reproducible fabrication of nonhysteretic Josephson devices with excess-current weak-link characteristics at temperatures up to 80 K have been demonstrated. The devices are patterned from in situ deposited a-axis oriented YBa2Cu3O(7-y) - PrBa2Cu3O(7-y) - YBa2Cu3O(7-y) trilayers grown on SrTiO3(001) substrates. Control of the critical current density and resistance is achieved by varying the thickness of the PrBa2Cu3O(7-z) barrier layer. Critical current densities in excess of 10,000 A/sq cm have been reproducibly measured; good uniformity across the wafer is obtained with device parameters scaling with device area. Strong constant-voltage current steps are observed under 11.2 GHz microwave radiation at temperatures up to and above 80 K.

Data archive for NO(y) from observations and construction and testing of airborne instrument for simultaneous measurement of NO, NO2, NO(y), and O3

The compilation and archiving of NO(x) and NO(y) measurements began in mid-March 1994. Since the submission of the first report, data summaries have been obtained for the TROPOZ 2, STRATOZ 3, OCTA and TOR/Schauinsland campaigns, and the full data sets will become a part of this archive in the near future. Climatologies of NO(x) and NO(y) have been developed from these and previously archived data sets, including the available GTE campaigns (ABLE-2A, B, -3A, B, CITE-2, -3, TRACE-A, PEM WEST-A) and AASE 1 and 2. The data have been grouped by season and altitude (boundary layer and 3 km ranges in the free troposphere). Maps showing median values of midday NO, NO(x) and NO(y) have been produced for each season for the boundary layer and 3 km ranges of the free troposphere. The statistics of the data (median, mean, and standard deviation, central 67% and 90%) have also been determined, and are shown in representative figures included in this report.

Structure and superconducting properties of ((Ln(1-x)Ln*(x) 1/2 (Ba(1-y)Sr(y) 1/3 Ce 1/6) 8Cu6O(z)

A variety of new oxide superconductors were prepared. The crystallographic structures of the oxides were all tetragonal and of the (Ln(+), Ce)4(Ln(+),Ba)4Cu6Oz (Ln(+) = Nd, Sm or Eu) type which had been previously discovered by Akimitsu et al. As the Sr content, y, increased when Ln = Ln(excited state) = Nd, the oxygen content, z, monotonically increased and the superconducting transition temperature, T(sub c), varied exhibiting a maximum. When z was controlled directly by means of high oxygen pressure sintering techniques, T(sub c) was changed accordingly. T(sub c's) of samples with different combinations of Ln and Ln(excited state) and different values of x and y were found to depend on the magnitude of the bond valence sum for a Cu atom located in the bottom plane of the Cu-O5 pyramid. Transport and magnetization measurements were carried out to investigate the magnetic field dependence of superconducting properties and to determine the phenomenological parameters. The Hall coefficients were positive below room temperature and varied yielding a maximum with respect to temperature.

Moessbauer studies in Zn(2+)0.3 Mn(2+)0.7 Mn(3+) (2-y) Fe(3+) (2-y) O4

The Mossbauer effect has proven to be effective in the study of nuclear hyperfine interactions. Ferrite systems having the formula (Zn(2+)0.3)(Mn(2+)0.7)(Mn(3+)y)(Fe(3+)2-y)(O4) were prepared and studied. These systems can be interpreted as mangacese-doped zinc and a part of iron ions. A systematic study of these systems is presented to promote an understanding of their microstructure for which various theories were proposed.

The relationship between the IMF B(y) and the distant tail (150-238 Re) lobe and plasmasheet B(y) fields

The relationships between the Solar Magnetospheric (SM) y-component of the interplanetary magnetic field (IMF) and the lobe and plasmasheet magnetic fields have been studied for the two ISEE-3 deep tail passes. It is found that for positive sector IMFs, 13 percent of the interplanetary magnetic field penetrates into the aberrated north-dawn and south-dusk lobe quadrants, and about the same amount in the north-dusk and south-dawn lobe quadrants for negative sector IMFs. For the above cases, field penetration is significantly less for opposite polarity IMFs. The former results are generally consistent with open magnetospheric models, but the latter (the lack of response in certain quadrants) are unexplained by theory at this time. If the magnitude of the plasmasheet B(y) fields are related to plasma pressure anisotropies, very small anisotropies of about 1.01 are expected.

High-frequency noise of In(y)Ga(1-y)As/Al(x)Ga(1-x)As MODFETs and comparison to GaAs/Al(x)Ga(1-x)As MODFETs

Noise parameter measurements for recently developed 1 micron gate In(y)Ga(1-y)As/Al(0.15)Ga(0.85)As MODFETs have been performed at 8 GHz art room and cryogenic temperatures. Owing to the relatively small C(gs/sq rt) g(m) ratio in these devices compared to identical conventional GaAs/AlGaAs MODFETs, both room- and cryogenic temperature noise figures have been reduced. In addition, the light sensitivity and drift in noise figure at cryogenic temperatures observed in conventional GaAs/AlGaAs MODFETs have been substantially reduced.

Investigation of GaAs/Al(x)Ga(1-x)As and In(y)Ga(1-y)As/GaAs superlattices on Si substrates

The optical properties of lattice-matched GaAs/Al(x)Ga(1-x)As and In(y)Ga(1-y)As/GaAs strained-layer superlattices grown on Si substrates have been studied using the photoreflectance technique. These preliminary results show that good quality III-IV epilayers can be grown on Si. The experimental data were compared with calculations based on the envelope-function approximation and fitted to the third-derivative functional form of reflectance modulation theory.

Microstructures and properties of superconducting Y-Er-BaCu-O thin films obtained from disordered Y-Er-BaF2-Cu films

Since the first reports on superconducting thin films obtained by evaporating BaF2, Cu and Y(sup 1), or Yb or Er(sup 2), several others have followed. All these reports describe thin films prepared by means of molecular beam cells or electron guns. Researchers show that films with similar properties can be obtained by radio frequency sputtering of a single mosaic target composed by Y-Er, BaF2 and Cu. Process steps are described.

Characterization of Mn-doped In(1-x)Ga(x)As(y)P(1-y) grown by LPEE

Mn-doped In(1-x)Ga(x)As(y)P(1-y) epilayers lattice matched to InP substrate have been grown by the liquid phase electroepitaxial (LPEE) technique. The variation of growth velocity of the epilayers with current density and the doping characteristics of Mn in the epilayer has been studied. The temperature dependence of the hole concentration and the mobility has been analyzed to determine the donor and acceptor densities, thermal activation energy of the level associated with Mn and the dominant scattering mechanisms that limit the hole mobility. The photoluminescence spectra of the doped epilayers are examined at 10 K as a function of the excitation level.

Synthesis Of Ir(1-x-y)Rh(x)Co(y)Sb(3) Semiconductors

Ir(1-x-y)Rh(x)Co(y)Sb(3) semiconductors synthesized by gradient-freeze and sintering techniques. Sintering techniques used for variety of compositions; gradient-freeze technique used for RhSb(3) and CoSb(3).

Co(x)Ni(4-x)Sb(12-y)Sn(y) Ternary Skutterudites: Processing and Thermoelectric Properties

Skutterudites have proven to be a useful thermoelectric system as a result of their high figure of merit, favorable mechanical properties, and good thermal stability. Binary skutterudites have received the majority of interest in recent years, as a result of successful double and triple filling schemes. Ternary skutterudites, such as Ni4Sb7Sn5, also demonstrate good thermoelectric performance, with high power factor and low thermal conductivity. Ternary skutterudites, as contrasted to binary systems, provide more possibility for tuning electronic structure as substitutions can be studied on three elements. The Co(x)Ni(4-x)Sb(12-y)Sn(y) system has been investigated as both a p- and n-type thermoelectric material, stable up to 200 C. The system is processed through a combination of solidification, mechanical alloying, and hot pressing steps. Rietveld structure refinement has revealed an interesting occupancy of Sn on both the 24g Wyckoff position with Sb as well as the 2a position as a rattler. In addition to thermoelectric properties, detailed processing routes have been investigated on the system.
