Charon User Manual (V.2.1) (Rev.01)

This manual gives usage information for the Charon semiconductor device simulator. Charon was developed to meet the modeling needs of Sandia National Laboratories and to improve on the capabilities of the commercial TCAD simulators; in particular, the additional capabilities are running very large simulations on parallel computers and modeling displacement damage and other radiation effects in significant detail. The parallel capabilities are based around the MPI interface which allows the code to be ported to a large number of parallel systems, including linux clusters and proprietary "big iron" systems found at the national laboratories and in large industrial settings.

A Numerical Method for Determining the Elements of Circumbinary Orbits and Its Application to Circumbinary Planets and the Satellites of Pluto-Charon

Planets and satellites orbiting a binary system exist in the solar system and extrasolar planetary systems. Their orbits can be significantly different from Keplerian orbits, if they are close to the binary and the secondary-to-primary mass ratio is high. A proper description of a circumbinary orbit is in terms of the free eccentricity e {sub free} at the epicyclic frequency κ {sub 0}, forced eccentricity e {sub forced} at the mean motion n {sub 0}, and oscillations at higher frequencies forced by the non-axisymmetric components of the binary’s potential. We show that accurate numerical values for the amplitudes and frequencies of these terms can be extracted from numerical orbit integrations by applying fast Fourier transformation (FFT) to the cylindrical distance between the circumbinary object and the center of mass of the binary as a function of time. We apply this method to three Kepler circumbinary planets and the satellites of Pluto-Charon. For the satellite Styx of Pluto-Charon, the FFT results for κ {sub 0} and e {sub free} differ significantly from the first-order analytic value and the value reported by Showalter & Hamilton, respectively. We show that the deviation in κ {sub 0} is likely due to the effect of the 3:1 mean-motion resonance and discuss the implications of the lower value for e {sub free}.

TCAD-Machine Learning Enabled TID Compact Model Development for Commercial SiC MOSFET

We propose a TCAD (Technology Computer Aided Design)-machine learning coupled approach that combines a TCAD tool (Charon), optimization/uncertainty quantification tool (Dakota), surrogate models, and Bayesian learning capabilities. The coupling approach is used for accurate modeling and calibration of total ionizing dose (TID) induced threshold voltage (V th ) shifts in Commercial-Off-The-Shelf (COTS) semiconductor devices and to develop physics-informed TID compact models. This versatile approach is applied to model the TID effect in an exemplar COTS 3.3 kV SiC power MOSFET (Metal-Oxide-Semiconductor Field-Effect Transistor). With the Charon-Dakota coupling, we can determine key device geometry and doping values based on device physics, which are difficult to obtain or not available for COTS devices but important for TCAD simulation; additionally, we can efficiently generate thousands of simulation results in a large parameter space, which makes it possible to develop data-driven surrogate models and perform Bayesian calibration. Utilizing the full tool-coupling approach, we achieve calibrated TCAD simulation models that accurately capture the average TID-induced V th shifts behavior with total doses and V th shifts saturation at high doses as observed in experimental data. More importantly, the calibrated TCAD simulations are obtained with determined TID model parameters (e.g., hole trap density and capture cross section) values that contain well quantified uncertainties. Furthermore, we can isolate and quantify the noises that are not captured by the TCAD models but exist in the measured data due to measurements and devices variabilities. Lastly, the calibrated surrogate models are used to develop physics-informed TID compact models. The method is generalizable to other devices and/or radiation conditions with few modifications and can provide well-determined uncertainties.

On the Estimation of Circumbinary Orbital Properties

We describe a fast, approximate method to characterize the orbits of satellites around a central binary in numerical simulations. A goal is to distinguish the free eccentricity—the random motion of a satellite relative to a dynamically cool orbit—from oscillatory modes driven by the central binary’s time-varying gravitational potential. We assess the performance of the method using the Kepler-16, Kepler-47, and Pluto–Charon systems. We then apply the method to a simulation of orbital damping in a circumbinary environment, resolving relative speeds between small bodies that are slow enough to promote mergers and growth. These results illustrate how dynamical cooling can set the stage for the formation of Tatooine-like planets around stellar binaries and the small moons around the Pluto–Charon binary planet.

Compact Solid-State High-Voltage Switch

Researchers at Sandia have developed a semiconductor-based high-voltage switch, with experimental results showing potential for enhanced radiation hardness, for use in multiple power conversion applications. Gallium nitride (GaN) metal-oxide semiconductor field effect transistors (MOSFETs) were modeled using commercial and Sandia CHARON simulation software to understand their performance and for future prediction of device operation in radiation environments.

Advancing the Understanding of Manufacturing Tools for Hardware Security

This project’s goal was to explore new methods and tools to evaluate the focused ion beam (FIB) effect on active electrical devices, which is becoming increasingly challenged by the continual decrease in transistor geometry. Novel hole transfer methods leveraging FIB patterning were demonstrated utilizing selective area atomic layer deposition (ALD) and metal assisted chemical etching. A FIB damage electrical tester device was fabricated, and the effects of FIB beams were characterized by examining change in performance of damaged transistors. Detailed characterization of end-of-range damage for common FIB ions were correlated to modeling methods. Finally, undamaged and damaged devices were simulated by Charon to begin understanding the FIB effects on active devices. This test platform along with modeling methods give a powerful way to assess FIB damage in materials and devices, and with more development can help establish methods to predict FIB damage effects on electrical devices.

Synchronous Rotation in the (136199) Eris–Dysnomia System

We combine photometry of Eris from a 6 month campaign on the Palomar 60 inch telescope in 2015, a 1 month Hubble Space Telescope WFC3 campaign in 2018, and Dark Energy Survey data spanning 2013–2018 to determine a light curve of definitive period 15.771 ± 0.008 days (1σ formal uncertainties), with nearly sinusoidal shape and peak-to-peak flux variation of 3%. This is consistent at part-per-thousand precision with the P = 15.785 90 ± 0.00005 day sidereal period of Dysnomia's orbit around Eris, strengthening the recent detection of synchronous rotation of Eris by Szakáts et al. with independent data. Photometry from Gaia are consistent with the same light curve. We detect a slope of 0.05 ± 0.01 mag per degree of Eris's brightness with respect to illumination phase averaged across g, V, and r bands, intermediate between Pluto's and Charon's values. Variations of 0.3 mag are detected in Dysnomia's brightness, plausibly consistent with a double-peaked light curve at the synchronous period. The synchronous rotation of Eris is consistent with simple tidal models initiated with a giant-impact origin of the binary, but is difficult to reconcile with gravitational capture of Dysnomia by Eris. The high albedo contrast between Eris and Dysnomia remains unexplained in the giant-impact scenario.

The Double Chooz antineutrino detectors

This article describes the setup and performance of the near and far detectors in the Double Chooz experiment. The electron antineutrinos of the Chooz nuclear power plant were measured in two identically designed detectors with different average baselines of about 400 m and 1050 m from the two reactor cores. Over many years of data taking the neutrino signals were extracted from interactions in the detectors with the goal of measuring a fundamental parameter in the context of neutrino oscillation, the mixing angle $\theta _{13}$. The central part of the Double Chooz detectors was a main detector comprising four cylindrical volumes filled with organic liquids. From the inside towards the outside there were volumes containing gadolinium-loaded scintillator, gadolinium-free scintillator, a buffer oil and, optically separated, another liquid scintillator acting as veto system. Above this main detector an additional outer veto system using plastic scintillator strips was installed. The technologies developed in Double Chooz were inspiration for several other antineutrino detectors in the field. The detector design allowed implementation of efficient background rejection techniques including use of pulse shape information provided by the data acquisition system. The Double Chooz detectors featured remarkable stability, in particular for the detected photons, as well as high radiopurity of the detector components.
