Thermal and Mechanical Design of a High-Voltage Power Electronics Package: Preprint

Thermal and mechanical design aspects of a power electronic package with 5-kV GaN devices are presented. Through finite element analyses, the impact of different cooling configurations and device location on the thermal performance and reliability of the package was investigated. It was found that placing the devices closer to the direct-bond-copper substrate as opposed to a centered approach in the proposed double-sided-cooling configuration resulted in improved heat dissipation. This approach also reduced the total number of attachment layers, thereby likely improving the reliability of the package. Furthermore, simulations revealed that the device location had a negligible impact on the thermomechanical behavior of the attachment layers, as they are more prone to the local coefficient of thermal expansion mismatch.

Wafer-level handle replacement

A wafer includes a number of die, with each die including electronic integrated circuits and optical devices. The wafer has a top surface and a bottom surface and a base layer. The bottom surface of the wafer corresponds to a bottom surface of the base layer. A wafer support system is attached to the top surface of the wafer. A thickness of the base layer is removed to expose a target layer within the wafer and to give the wafer a new bottom surface. A replacement handle structure is attached to the new bottom surface of the wafer. The replacement handle structure includes a first thickness region and a second thickness region. The first thickness region is positioned closest to the new bottom surface. The first thickness region is formed of an optical cladding material that mitigates optical coupling between optical devices within the die and the replacement handle structure.

Metal film for additive metal manufacturing

A metal film for use by an additive manufacturing apparatus is described herein. The metal film has a support structure and metal voxels removably attached to the support structure by respective junctions. When a metal voxel in the metal film is impacted by an energy pulse from an energy source of the additive manufacturing apparatus, one or more junctions that attach the metal voxel to the support structure are broken, resulting in the metal voxel detaching from the metal film (at a desired location in a two-dimensional plane).

Stabilizers for a vehicle cooling module

A stabilizing arrangement of a cooling system module of a vehicle includes stabilizer pins attached to the vehicle cooling system module. Stabilizer slots are incorporated into a component of the chassis of the vehicle, such as a frame extender. The stabilizer slots may be formed as an upwards opening U-shape. Bushings are attached to the stabilizer pins. The stabilizer pins and bushings extend laterally into and engage with the stabilizer slots. Upon installation, the stabilizer pins and bushings are aligned with the stabilizer slots as the cooling system module is lowered onto the ISO mounts. The stabilizer pins and bushings slide vertically downwards into the stabilizer slots as the cooling system module is lowered into place. The simpler stabilizer pins, bushings, and stabilizer slots thereby take the place of expensive, time consuming, complex, labor intensive, and space consuming stay rod arrangements.
