An analysis of the frequency limitations of an Al(x)Ga(1-x)As/GaAs optical modulator

An analysis is made of the frequency response of an Al(x)Ga(1-x)As/GaAs optical modulator operating at a wavelength of 0.83 micron and utilizing the linear-optic effect in a Mach-Zehnder configuration. It is shown that, in semiconductor modulators, electroabsorption should be taken into account in optimizing the frequency response of the device. It is also shown that, by incorporating an insulator (a semiconductor with a large band gap) between the metallic electrode and the channel, the capacitance of the electroabsorptive modulator can be kept low at a reasonable value under the worst conditions.

Liquidus temperatures in the Ti-Al system

Liquidus temperatures were determined for the titanium-aluminum system at compositions ranging from 41 to 62 at. pct Al. The measurements were obtained by inducing solidification of slightly undercooled melts under containerless processing conditions using electromagnetic levitation. Absolute temperatures were determined by optical pyrometry in combination with independent measurements of spectral emissivities by laser polarimetry. The present liquidus temperatures are in agreement with two sets of literature values and are consistent with a set of solid-state literature data. These values exceed those selected in one recent proposed phase diagram revision by about 30 K and are as much as 40 to 60 K higher than those in another proposed revision.

Transformation to Ni5Al3 in a 63.0 at. pct Ni-Al alloy

Microstructures of 63 at. pct P/M Ni-Al alloys with a composition close to the stoichiometry of the Ni5Al3 phase were investigated using homogenized and quenched specimens aged at low temperatures for various times. Results of analyses of XRD data and electron microscopy observations were used for quantitative phase analysis, performed to calculate the (NiAl + Ni5Al3)/Ni5Al3 phase boundary locations. The measured lattice parameters of Ni5Al3 phase formed at 823, 873, and 923 K indicated an increase in tetragonality of the phase with increasing nickel content.

Secondary and tertiary dendrite arm spacing relationships in directionally solidified Al-Si alloys

Secondary, lambda sub 2, and tertiary, lambda sub 3, dendrite arm spacings have been measured from Al-Si alloys which were directionally solidified as functions of growth velocity, V, temperature gradient, G, and composition, Co. Both lambda sub 2 and lambda sub 3 decreased as the imposed growth velocity and silicon concentrations were increased, and for each function a systematic variance in the rate was seen. Complications with measuring secondary arm spacings are shown and it was found that the tertiary arm data agree much better with coarsening theory, the implication being that lambda sub 3, when measurable, is a more representative and reliable measure of the solidification history than lambda sub 2.

Composition dependence of superconductivity in YBa2(Cu(3-x)Al(x))O(y)

Eleven different compositions in the system YBa2(Cu(3-x)Al(x))O(y) (x = 0 to 0.3) have been synthesized and characterized by electrical resistivity measurements, powder X-ray diffraction, and scanning electron microscopy. The superconducting transition temperature T sub c (onset) was almost unaffected by the presence of alumina due to its limited solubility in YBa2Cu3O(7-x). However, T sub c(R = 0) gradually decreased, and the resistive tails became longer with increasing Al2O3 concentration. This was probably due to formation of BaAl2O4 and other impurity phases from chemical decomposition of the superconducting phase by reaction with Al2O3.

Formation of deoxidization products in iron ingot by the addition of Al, Si, and/or Mn (M-5)

The objective of this work is to examine the morphology, composition, and distribution of deoxidation products in iron and iron-10 percent Ni alloy ingots. The deoxidation agents Si, Mn, Al, and their mixtures are selected to investigate the formation mechanism of the deoxidation products and to compare the differences of oxide formation among these agents in microgravity. After the experiment in space, the tested specimens are going to be analyzed by the use of the latest physical and/or chemical analytical equipment, and the information obtained will be a great help for the comprehension of the formation of oxide inclusion in steel for practical purposes, and also for the study of the solidification mechanism theory in the theoretical field.

The influence of a microgravity environment on the dendritic morphology during directional solidification of hypoeutectic Al-Si alloys

NASA grant NAGW-2540 provided the opportunity to evaluate and extend ongoing studies of directionally solidified Al-Si alloys. Microstructural development was further characterized in terms of solidification processing parameters; novel relationships between processing and development of dendrite trunk diameters and tertiary dendrite arm spacings were found. This has resulted in three publications (one in print, one in press, and one in review). Microstructural development under conditions of controlled acceleration during directional solidification has been investigated; this has culminated in a Master's degree and will be submitted for publication. The above work not only contributes to our understanding of solidification phenomena but also defines the processing parameters for a successful microgravity experiment while providing a data base to which mu g samples can be unequivocally compared and evaluated.

Characteristics of 0.8- and 0.2-microns gate length In(x)Ga(1-x) As/In(0.52)Al(0.48)As/InP (0.53 less than or equal to x less than or equal to 0.70) modulation-doped field-effect transistors at cryogenic temperatures

The performance characteristics of InP-based In(x)Ga(1-x)As/In(0.52)Al(0.48)As (0.53 is less than or equal to x is less than or equal to 0.70) pseudomorphic modulation-doped field-effect transistors (MODFET's) as a function of strain in the channel, gate, length, and temperature were investigated analytically and experimentally. The strain in the channel was varied by varying the In composition x. The temperature was varied in the range of 40-300 K and the devices have gate lengths L(sub g) of 0.8 and 0.2 microns. Analysis of the device was done using a one-dimensional self consistent solution of the Poisson and Schroedinger equations in the channel, a two-dimensional Poisson solver to obtain the channel electric field, and a Monte Carlo simulation to estimate the carrier transit times in the channel. An increase in the value of the cutoff frequency is predicted for an increase in In composition, a decrease in temperature, and a decrease in gate length. The improvements seen with decreasing temperature, decreasing gate length, and increased In composition were smaller than those predicted by analysis. The experimental results on pseudomorphic InGaAs/InAlAs MODFET's showed that there is a 15-30 percent improvement in cutoff frequency in both the 0.8- and 0.2-micron gate length devices when the temperature is lowered from 300 to 40 K.

Stable Ni isotopes and Be-10 and Al-26 in metallic spheroids from Meteor Crater, Arizona

The Canyon Diablo spheroids, which are found around Meteor Crater, Arizona, are nickel-enriched objects with diameters from less than 0.1 to several mm. Previous studies have suggested that the enrichment of nickel resulted either from shock-melting of S-rich areas followed by solidification of the liquids under strongly non-equilibrium conditions at rapid cooling rates during flight outward from the crater or from the selective oxidation of iron. Isotopic studies are an effective tool for constraining the degree of open-system evaporation experienced by a system. The purpose of this study was to see whether Ni isotopes had been fractionated by volatilization during spheroid formation. In addition, the cosmogenic nuclides Be-10 and Al-26 were measured to try to estimate the depths in the parent meteorite from which the spheroids came.

Chemical zoning and diffusion of Ca, Al, Mn, and Cr in olivine of springwater pallasite

The pallasites, consisting mainly of Fe-Ni metal and olivine, are thought to represent the interior of a planetary body which slowly cooled from high temperature. Although the olivines are nearly homogeneous, ion microprobe studies revealed variations of Ca, Ti, Co, Cr, and Ni near grain edges. These variations were thought to represent diffusion in response to falling temperature of the parent body. Pallasite cooling rates have been estimated based on kamacite taenite textures but results differ by x100. In principle elemental profiles in olivine can allow estimates of cooling rate if diffusion coefficients are known; in addition, given a cooling rate, diffusion coefficients could be derived. Data are presented which show that apparent diffusion profiles can be measured for Al, Ca, Cr, and Mn which qualitatively agree with expected diffusion rates and have the potential of providing independent estimates of pallasite cooling rates.

High temperature, oxidation resistant noble metal-Al alloy thermocouple

A thermocouple is disclosed. The thermocouple is comprised of an electropositive leg formed of a noble metal-Al alloy and an electronegative leg electrically joined to form a thermocouple junction. The thermocouple provides for accurate and reproducible measurement of high temperatures (600 - 1300 C) in inert, oxidizing or reducing environments, gases, or vacuum. Furthermore, the thermocouple circumvents the need for expensive, strategic precious metals such as rhodium as a constituent component. Selective oxidation of rhodium is also thereby precluded.

Structure and energetics of high index Fe, Al, Cu and Ni surfaces using equivalent crystal theory

Equivalent crystal theory (ECT) is applied to the study of multilayer relaxations and surface energies of high-index faces of Fe, Al, Ni, and Cu. Changes in interplanar spacing as well as registry of planes close to the surface and the ensuing surface energies changes are discussed in reference to available experimental data and other theoretical calculations. Since ECT is a semiempirical method, the dependence of the results on the variation of the input used was investigated.

A study of metal-ceramic wettability in SiC-Al using dynamic melt infiltration of SiC

Pressure-assisted infiltration with a 2014 Al alloy of plain and Cu-coated single crystal platelets of alpha silicon carbide was used to study particulate wettability under dynamic conditions relevant to pressure casting of metal-matrix composites. The total penetration length of infiltrant metal in porous compacts was measured at the conclusion of solidification as a function of pressure, infiltration time, and SiC size for both plain and Cu-coated SiC. The experimental data were analyzed to obtain a threshold pressure for the effect of melt intrusion through SiC compacts. The threshold pressure was taken either directly as a measure of wettability or converted to an effective wetting angle using the Young-Laplace capillary equation. Cu coating resulted in partial but beneficial improvements in wettability as a result of its dissolution in the melt, compared to uncoated SiC.

A deep atmospheric eclipse of AL Velorum

I have obtained new International Ultraviolet Explorer (IUE) observations in 1992 to search for an accretion column in and to analyze an atmospheric eclipse of AL Vel, a low luminosity zeta Aurigae binary. Rich shell spectra recorded at three phases of atmospheric eclipse give column densities and excitation temperatures for the chromospheric gas. The chromospheric density falls off exponentially with a scale height of 3 solar radius, an order of magnitude greater than expected for support by thermal motions. Excitation temperatures at 2 - 5 scale heights into the chromosphere are approximately 7000 K, with Doppler widths near 17 km/s. Absorption features that could be formed in an accretion column were detected at phases 0.70 and 0.75 in a series of spectra spanning the range 0.63-0.80 in orbital phase. They imply a very slow acceleration of the wind, consistent with results for other zeta Aur binaries, but the wind speed implied is inconsistent with profiles of wind lines. The terminal velocity of this wind, greater than or approximately = 360 km/s, is higher than that in any of the other zeta Aur binaries. Wind and chromospheric features in 1992 were much more prominent than in 1988, which implies that both the wind and chromosphere were much more massive: we seem to have witnessed in 1992 a burst of activity with a mass-loss rate greater than 10(exp -8) solar mass/yr.
