Linear laser diode arrays for improvement in optical disk recording

The development of individually addressable laser diode arrays for multitrack magneto-optic recorders for space stations is discussed. Three multi-element channeled substrate planar (CSP) arrays with output power greater than 30 mW with linear light vs current characteristics and stable single mode spectra were delivered to NASA. These devices have been used to demonstrate for the first time the simultaneous recording of eight data tracks on a 14-inch magneto-optic erasable disk. The yield of these devices is low, mainly due to non-uniformities inherent to the LPE growth that was used to fabricate them. The authors have recently developed the inverted CSP, based on the much more uniform MOCVD growth techniques, and have made low threshold quantum well arrays requiring about three times less current than the CSP to deliver 30 mW CW in a single spatial mode. The inverted CSP is very promising for use in space flight recorder applications.

Laterally stacked Schottky diodes for infrared sensor applications

Laterally stacked Schottky diodes for infrared sensor applications are fabricated utilizing porous silicon having pores. A Schottky metal contract is formed in the pores, such as by electroplating. The sensors may be integrated with silicon circuits on the same chip with a high quantum efficiency, which is ideal for IR focal plane array applications due to uniformity and reproducibility.

Tunable diode laser absorption sensor for temperature and velocity measurements of O2 in air flows

A fast and nonintrusive velocity and temperature diagnostic based on oxygen absorption is presented. The system uses a GaAlAs tunable diode laser, ramped and modulated in wavelength at high frequency. Detection is performed at twice the modulating frequency, leading to second harmonic absorption lineshapes. Velocity is inferred from the wavelength shift of the absorption line center due to the Doppler effect. Temperature is determined by comparing experimental and calculated lineshapes. Capabilities of the technique for studies of transient high-speed flows are demonstrated in shock tube experiments. Good agreement is obtained with predicted temperatures and velocities when pressure-induced shifts are accounted for.

Structures and characteristics of commercially available 1.5 micron InGaAsP distributed feedback laser diodes

The characteristics of commercially available 1.5-micron distributed feedback (DFB) laser diodes obtained from seven manufacturers were investigated, and the results are correlated with the lasers' structural parameters. It was found that buried heterostructures with first-order gratings showed consistently good results (as opposed to buried heterostructures with second-order gratings). A ridge waveguide laser was near the bottom of most performance charts.

50 Mbps free space direct detection laser diode optical communication system with Q = 4 PPM signaling

A 50 Mbps direct detection optical communication system for use in an intersatellite link was constructed with an AlGaAs laser diode transmitter and a silicon avalanche photodiode photodetector. The system used a Q = 4 PPM format. The receiver consisted of a maximum likelihood PPM detector and a timing recovery subsystem. The PPM slot clock was recovered at the receiver by using a transition detector followed by a PLL. The PPM word clock was recovered by using a second PLL whose input was derived from the presence of back-to-back PPM pulses contained in the received random PPM pulse sequences. The system achieved a bit error rate of 0.000001 at less than 50 detected signal photons/information bit. The receiver was capable of acquiring and maintaining slot and word synchronization for received signal levels greater than 20 photons/information bit, at which the receiver bit error rate was about 0.01.

Growth and characterization of high current density, high-speed InAs/AlSb resonant tunneling diodes

InAs/AlSb double-barrier resonant tunneling diodes with peak current densities up to 370,000 A/sq cm and high peak-to-valley current ratios of 3.2 at room temperature have been fabricated. The peak current density is well-explained by a stationary-state transport model with the two-band envelope function approximation. The valley current density predicted by this model is less than the experimental value by a factor that is typical of the discrepancy found in other double-barrier structures. It is concluded that threading dislocations are largely inactive in the resonant tunneling process.

Diode multipliers for submillimeter-wave InAlAs/InGaAs heterostructure monolithic integrated circuits

InAlAs/InGaAs heterostructures are studied as multiplier elements for submillimeter-wave monolithic integrated circuits. The designs considered for this purpose are based on the principle of conventional HEMT, HEMT with n+ bottom layer, and a new proposed scheme of quantum-confined modulated charge (QCMC). The QCMC diode is analyzed theoretically and experimentally showing its potential operation capability at 1.5 THz.

Far-field pattern of a coherently combined beam from large-scale laser diode arrays

The far-field pattern of a large-scale amplifier array (LSAA) consisting of a large number (2000) of diode laser amplifiers is numerically simulated, and the power collection efficiencies are determined. Random distributions of phase mismatches, misorientations, and element failures in the LSAA system are considered. Phase mismatches and misorientations of the element amplifiers are found to be the most critical parameters of those affecting the power-collection efficiency. Errors of 0.2 wavelength and 25 percent for phase and diffraction angle, respectively, cause a 10 percent reduction in power-collection efficiency. The results are used to evaluate the concept of space-laser power transmission. It is found that an overall transmission efficiency of 80 percent could be realized with a 5-m-diam. receiver at a distance of 10,000 km when an LSAA transmitter 6 m in diam. is aimed with state-of-the-art pointing accuracy.

Resonant-tunnelling diode oscillator using a slot-coupled quasioptical open resonator

A resonant-tunneling diode has oscillated at X-band frequencies in a microwave circuit consisting of a slot antenna coupled to a semiconfocal open resonator. Coupling between the open resonator and the slot oscillator improves the noise-to-carrier ratio by about 36 dB relative to that of the slot oscillator alone in the 100-200 kHz range. A circuit operating near 10 GHz has been designed as a scale model for millimeter- and submillimeter-wave applications.

Oxygen detection using the laser diode absorption technique

Accurate measurement of the concentration and flow rate of gaseous oxygen is becoming of greater importance. The detection technique presented is based on the principal of light absorption by the Oxygen A-Band. Oxygen molecules have characteristics which attenuate radiation in the 759-770 nm wavelength range. With an ability to measure changes in the relative light transmission to less than 0.01 percent, a sensitive optical gas detection system was configured. This system is smaller in size and light in weight, has low energy requirements and has a rapid response time. In this research program, the application of temperature tuning laser diodes and their ability to be wavelength shifted to a selected absorption spectral peak has allowed concentrations as low as 1300 ppm to be detected.

Geometric formulation of unstable-resonator design and application to self-collimating unstable-resonator diode lasers

A new set of design parameters for unstable resonators is presented that yields simpler expressions for the mirror and beam radii and magnification than those given by the usual g parameters. The new formalism is applied to determine the design of a solid unstable resonator of index n with a self-collimated output beam, applicable to unstable-resonator diode lasers.

Determining Extinction Ratio Of A Laser Diode

Improved technique to determine extinction ratio of pulsed laser diode based partly on definition of extinction ratio applicable to nonideal laser pulses. Heretofore, determinations involved assumption of ideal laser pulses, and neglected optical power from background light. Because power fluctuates during real pulse, more realistic to define extinction ratio in terms of energy obtained.

Coherent communication link using diode-pumped lasers

Work toward developing a diffraction limited, single frequency, modulated transmitter suitable for coherent optical communication or direct detection communication is discussed. Diode pumped, monolithic Nd:YAG nonplanar ring oscillators were used as the carrier beam. An external modulation technique which can handle high optical powers, has moderate modulation voltage, and which can reach modulation rates of 1 GHz was invented. Semiconductor laser pumped solid-state lasers which have high output power (0.5 Watt) and which oscillate at a single frequency, in a diffraction limited beam, at the wavelength of 1.06 microns were built. A technique for phase modulating the laser output by 180 degrees with a 40-volt peak to peak driving voltage is demonstrated. This technique can be adapted for amplitude modulation of 100 percent with the same voltage. This technique makes use of a resonant bulk modulator, so it does not have the power handling limitations of guided wave modulators.

A high speed signal processing system for a diode-pumped YAG lidar

Usually, in acquisition of the lidar echo signal, a transient recorder has been used. However, in the case of using a high-repetitive laser, such as a diode-pumped YAG laser, as a lidar light source, the acquisition speed of a transient recorder is not fast enough. A system using a sampling and direct accumulation in a clock cycle, before transferring digital data to a computer, is necessary for a fast acquisition, and a new system which equips the necessary functions was developed and is reported.
