Long wavelength interband cascade lasers

InAs-based interband cascade lasers (ICLs) can be more easily adapted toward long wavelength operation than their GaSb counterparts. Devices made from two recent ICL wafers with an advanced waveguide structure are reported, which demonstrate improved device performance in terms of reduced threshold current densities for ICLs near 11 μm or extended operating wavelength beyond 13 μm. Here, the ICLs near 11 μm yielded a significantly reduced continuous wave (cw) lasing threshold of 23 A/cm 2 at 80 K with substantially increased cw output power, compared with previously reported ICLs at similar wavelengths. ICLs made from the second wafer incorporated an innovative quantum well active region, comprised of InAsP layers, and lased in the pulsed-mode up to 120 K at 13.2 μm, which is the longest wavelength achieved for III–V interband lasers.

Electrically Pumped Epitaxially Regrown GaSb-Based Type-I Quantum-Well Surface-Emitting Lasers with Buried High-Index-Contrast Photonic Crystal Layer

Epitaxially regrown electrically pumped photonic crystal surface-emitting lasers (PCSELs) emitting near 2 and 2.6 μm are designed, fabricated, and characterized. A high-index-contrast photonic crystal layer is incorporated into the GaSb-based laser heterostructure by air-hole-retaining epitaxial regrowth. A square lattice of triangular holes is etched in the top waveguide core layer of the incomplete laser heterostructure. The nanopatterned surface is subsequently cleaned and regrown with AlGaAsSb p-cladding material. Transmission electron microscopy studies demonstrate uniform regrowth over the nanopatterned GaSb surface. The selected regrowth regimes yield a buried 2D array of elongated air-holes. The diode PCSELs based on moderately etched nanopatterns demonstrate band-edge lasing near 2 μm up to room temperatures. The cascade diode PCSELs operate near 2.6 μm with minimum threshold current densities of about 500 A cm -2 achieved at 180 K. The devices generate mW level output in narrow divergence beam emitted from the window in substrate contact. The angle-resolved electroluminescence measurements reveal a four-sub-band band structure with an apparent photonic bandgap corresponding to the buried high-index-contrast square photonic crystal layer. Finally, the PCSELs made of heterostructures supporting two modes in the vertical direction demonstrate two sets of sub-bands showing anti-crossing-like interaction.

Collective plasma effects of electron–positron pairs in beam-driven QED cascades

Understanding the interplay of strong-field QED and collective plasma effects is important for explaining extreme astrophysical environments like magnetars. It has been shown that QED pair plasma can be produced and observed by passing a relativistic electron beam through an intense laser field. This work presents in detail multiple sets of 3D QED-particle-in-cell simulations to show the creation of pair plasma in the QED cascade. The beam driven method enables a high pair particle density and also a low particle Lorentz factor, which both play equal roles on exhibiting large collective plasma effects. Finite laser frequency upshift is observed with both ideal parameters (24 PW laser colliding with a 300 GeV electron beam) and with existing technologies (3 PW laser colliding with a 30 GeV electron beam).

Polarized QED cascades

By taking the spin and polarization of the electrons, positrons and photons into account in the strong-field QED processes of nonlinear Compton emission and pair production, we find that the growth rate of QED cascades in ultra-intense laser fields can be substantially reduced. While this means that fewer particles are produced, we also found them to be highly polarized. We further find that the high-energy tail of the particle spectra is polarized opposite to that expected from Sokolov–Ternov theory, which cannot be explained by just taking into account spin-asymmetries in the pair production process, but results significantly from 'spin-straggling'. We employ a kinetic equation approach for the electron, positron and photon distributions, each of them spin/polarization-resolved, with the QED effects of photon emission and pair production modelled by a spin/polarization dependent Boltzmann-type collision operator. For photon-seeded cascades, depending on the photon polarization, we find an excess or a shortage of particle production in the early stages of cascade development, which provides a path towards a controlled experiment. Throughout this paper we focus on rotating electric field configuration, which represent an idealized model and allows for a straightforward interpretation of the observed effects.
