The low-noise 115-GHz receiver on the Columbia-GISS 4-ft radio telescope

The superheterodyne millimeter-wave radiometer on the Columbia-GISS 4-ft telescope is described. This receiver uses a room-temperature Schottky diode mixer, with a resonant-ring filter as LO diplexer. The diplexer has low signal loss, efficient LO power coupling, and suppresses most of the LO noise at both sidebands. The receiver IF section has a parametric amplifier as its first stage with sufficient gain to overcome the second-stage amplifier noise. A broad-banded quarter-wave impedance transformer minimizes the mismatch between mixer and paramp. At 115 GHz, the SSB receiver noise temperature is 860 K, which is believed to be the lowest figure so far reported for a room-temperature receiver at this frequency.

Progress towards high efficiency polycrystalline thin-film GaAs AMOS solar cells

Results of Ge film recrystallization using focused laser beams and GaAs film growth on such layers in the making of high efficiency thin-film AMOS solar cells are discussed. Since a conversion efficiency of 14% was obtained for an AMOS cell fabricated on sliced bulk polycrystalline GaAs, high efficiency cells are being developed by chemically vapor-depositing GaAs films on previously recrystallized evaporated Ge films to minimize the grain boundary (GB) effects. Schottky barrier solar cells made on sliced polycrystalline GaAs wafers were studied to investigate the effects of grain boundaries on cell properties and the potential efficiency of GaAs thin-film cells. Ge film recrystallization and the chemical vapor deposition (CVD) of the 2 to 3 micron thick GaAs films are described. AMOS solar cells with 100 Angstrom thick Ag metallization were made on CVD GaAs/recrystallized Ge/W substrates with an energy conversion efficiency of 8%.

Semiconductor millimeter and centimeter wave radiometer for the study of the radiation of an underlying surface

A theoretical and experimental investigation of a superheterodyne radiometer system with input frequency converter and intermediate frequency modulation is presented. Conditions are found, at which the temperature sensitivity of the device does not deteriorate. A sensitivity function to external parameters (temperature, heterodyne power) of a radiometer system with intermediate frequency modulation and a Schottky diode frequency converter is presented and calculated. Use of a frequency converter at the second harmonic of the heterodyne permitted simplication of the radiometer design and the use of a semiconductor heterodyne. A 3 cm range intermediate frequency amplifier permitted the use of centimeter wave radiometer signals. Fluctuation sensitivity of radiometers with a 1 sec time constant is 0.3 K at 3.4 mm and 0.06 K at 3 cm.

InP and GaAs characterization with variable stoichiometry obtained by molecular spray

Both InP and GaAs surfaces were studied in parallel. A molecular spray technique was used to obtain two semiconductor surfaces with different superficial compositions. The structures of these surfaces were examined by electron diffraction. Electron energy loss was measured spectroscopically in order to determine surface electrical characteristics. The results are used to support conclusions relative to the role of surface composition in establishing a Schottky barrier effect in semiconductor devices.

Heterodyne detection of the 752.033-GHz H2O rotational absorption line

A tunable high resolution two stage heterodyne radiometer was developed for the purpose of investigating the intensity and lineshape of the 752.033 GHz rotational transition of water vapor. Single-sideband system noise temperatures of approximately 45,000 K were obtained using a sensitive GaAs Schottky diode as the first stage mixer. First local oscillator power was supplied by a CO2 laser pumped formic acid laser (761.61 GHz), generating an X-band IF signal with theoretical line center at 9.5744 GHz. Second local oscillator power was provided by means of a 3 GHz waveguide cavity filter with only 9 dB insertion loss. In absorption measurements of the H2O taken from a laboratory simulation of a high altitude rocket plume, the center frequency of the 752 GHz line was determined to within 1 MHz of the reported value. A rotational temperature 75 K, a linewidth 5 MHz and a Doppler shift 3 MHz were measured with the line-of-sight intersecting the simulated-plume axis at a distance downstream of 30 nozzle diameters. These absorption data were obtained against continuum background radiation sources at temperatures of 1175 and 300 K.

Submillimeter local oscillators for heterodyne spectroscopy

The major technological innovations in continuous wave (CW) submillimeter sources which are specifically suitable for application as local oscillators in heterodyne systems are reviewed. A description of the various sources is given which underscores the general principles and operating features for each type of device. Particular emphasis is placed on CW optically pumped lasers, which have had a dramatic impact as widely available sources of narrow linewidth coherent radiation. The state-of-the-art is summarized for these lasers and performance data are presented for several local oscillator packages. Optically pumped lasers are then compared and contrasted with other competing sources such as backward wave oscillators, IMPATT diodes, and Josephson junctions. By comparing their advantages and limitations for use as local oscillators, the potential applications of these different sources are projected. The prospects for increased tunability, reliability, and scalability are briefly considered, and several novel techniques for generating partially tunable radiation using Schottky diode mixers or CW Raman lasers are highlighted.

Sub mm laser local oscillators: Design criteria and results

Diagnostic results are given of the spectral features and the power conversion efficiency of submillimeter (SMM) laser local oscillators. Several criteria are obtained for the design of frequency stable and efficient smm lasers for local oscillator applications. Finally, a design is described and results on the power output and power and frequency stability are given. The mode pattern is very close to a Gaussian profile so that efficient coupling to a quasioptical mixer is possible. The laser provides sufficient output power at a large number of lines to drive the mixer into the low conversion loss regime. Radiometric integration times of several minutes with a spectral resolution of 1 MHz will be possible. With present state-of-the-art Schottky mixers and low noise preamplifiers a radiometric temperature resolution of a few K can be expected over a spectral range from 500to 900 GHz.

Noise and loss in balanced and subharmonically pumped mixers. I - Theory. II - Application

The theory of noise and frequency conversion for two-diode balanced and subharmonically pumped mixers is presented. The analysis is based on the equivalent circuit of the Schottky diode, having nonlinear capacitance, series resistance, and shot and thermal noise. Expressions for the conversion loss, noise temperature, and input and output impedances are determined in a form suitable for numerical analysis. In Part II, the application of the theory to practical mixers is demonstrated, and the properties of some two-diode mixers are examined. The subharmonically pumped mixer is found to be much more strongly affected by the loop inductance than the balanced mixer, and the ideal two-diode mixer using exponential diodes has a multiport noise-equivalent network (attenuator) similar to that of the ideal single-diode mixer. It is concluded that the theory can be extended to mixers with more than two diodes and will be useful for their design and analysis, provided a suitable nonlinear analysis is available to determine the diode waveforms.

A 4-W 56-dB gain microstrip amplifier at 15 GHz utilizing GaAs FET's and IMPATT diodes

Performance results and design considerations are presented for an all solid-state Ku-band power amplifier which is feasible for use in PM communication systems for airborne or spacecraft transmitter applications. A six-stage GaAs FET preamplifier and a driver and balanced power amplifier utilizing GaAs IMPATT diodes operating in the injection locked oscillator mode are discussed. For high power and efficiency Schottky-Read IMPATT's with low-high-low doping profiles are employed. For improved reliability the IMPATT's incorporate a TiW barrier metallization to retard degradation of the IMPATT's. Results of accelerated life testing of the IMPATT devices are also presented.

A stable submillimeter laser local oscillator for heterodyne radiometry and spectroscopy

A submillimeter laser with off-axis pump beam injection is described. This design concept achieves complete isolation of the pump laser with respect to the pump radiation reflected from the submillimeter resonator. Active line independent stabilization of the pump laser is obtained by the use of an external tunable etalon as a frequency reference. The submillimeter output power is constant to within 4% over periods of hours. Mean frequency drifts of less than 2 parts in 100 million per minute were measured by mixing with very high harmonics of an X-band synthesizer in a planar Schottky diode.

Submillimeter heterodyne detection of interstellar carbon monoxide at 434 micrometers

Laser heterodyne observations of submillimeter emissions from carbon monoxide in the Orion molecular cloud are reported. High frequency and spatial resolution observations were made at the NASA Infrared Telescope Facility on Mauna Kea by the use of an optically pumped laser local oscillator and quasi-optical Schottky diode mixer for heterodyne detection of the J = 6 - 5 rotational transition of CO at 434 microns. Spectral analysis of the 434-micron emission indicates that the emitting gas is optically thin and is at a temperature above 180 K. Results thus demonstrate the potential contributions of ground-based high-resolution submillimeter astronomy to the study of active regions in interstellar molecular clouds.
