Microhardness of carbon-doped (111) p-type Czochralski silicon

The effect of carbon on (111) p-type Czochralski silicon is examined. The preparation of the silicon and microhardness test procedures are described, and the equation used to determine microhardness from indentations in the silicon wafers is presented. The results indicate that as the carbon concentration in the silicon increases the microhardness increases. The linear increase in microhardness is the result of carbon hindering dislocation motion, and the effect of temperature on silicon deformation and dislocation mobility is explained. The measured microhardness was compared with an analysis which is based on dislocation pinning by carbon; a good correlation was observed. The Labusch model for the effect of pinning sites on dislocation motion is given.

Preparation and optical properties of GA(x)IN(1-x)P alloys

The solution crystallization method was used to obtain Ga(z)In(1-x)P alloys for all values of x desired between zero and 1. The method of preparation makes it possible to crystallize the solid at a constant temperature. The points obtained by cathodoluminescence are nearly in straight lines. The optical absorption thresholds are confirmed in the results and make it possible to define the nature of the transitions except when x is in the neighborhood of 0.65. These determinations agree with those of Hilsum and Porteus (1968), but are not in agreement with those obtained by Lorenz et al, (1968).

Spectral and temporal characteristics of AlGaAs/GaAs superlattice p-i-n photodetectors

Measurements of the spectral and the temporal response of AlGaAs/GaAs p-i-n photodetectors with superlattice intrinsic regions grown by molecular beam epitaxy are reported. The feasibility for high-speed applications is demonstrated by a time constant limited impulse response of 200 ps (full width at half-maximum) when excited near the band edge with 100 ps optical pulses. The theory-predicted and recently verified voltage tunability of the band edge with clearly resolved excitonic resonances was observed. The responsivity was measured to be 0.2 A/W.

Effect of a fibril magnetic field on solar p-modes

The dispersion relation is obtained for acoustic plane waves that scatter coherently from an ensemble of parallel magnetic flux tubes when the wave vector is perpendicular to the flux-tube axis. When the magnetic flux tubes are distributed uniformly and possess radii that are small compared with the wavelength, the frequency can be calculated exactly. The waves are damped slightly due to a loss of coherence and are shifted downward or upward in frequency relative to a medium devoid of magnetic fibrils, depending primarily on whether the flux tubes are more or less dense than their surroundings. It is suggested that the influence of the fibril magnetic fields observed at the solar surface cannot be ignored in the interpretation of high-1 surface p-mode data.

Mapping of carbon concentrations in the Allende meteorite with the C-12(d,p)C-13 method

Carbon concentrations in a 4.2 x 4.2 mm area of the Allende meteorite were mapped with the C-12(d,p)C-13 nuclear method. The x,y resolution perpendicular to the deuteron beam was 65 microns; the depth resolution was 0.6 micron. The matrix of the meteorite contains about 1 wt pct carbon, which is uniformly distributed at the 65-micron level of resolution. The matrix contains most, perhaps close to all, C of this meteorite. The coarse-grained constituents, such as chondrules, show a very strong enhancement of C in the depth range 2 to about 0 micron; the matrix does not show this enhancement. The enhancement may be due to contamination of the coarse-grained areas or else to migration of C in solid solution from the interiors of comparatively large crystals to their freshly polished surfaces.

Prototyping and implementing flight qualifiable semicustom CMOS P-well bulk integrated circuits in the JPL environment

Presently, there are many difficulties associated with implementing application specific custom or semi-custom (standard cell based) integrated circuits (ICs) into JPL flight projects. One of the primary difficulties is developing prototype semi-custom integrated circuits for use and evaluation in engineering prototype flight hardware. The prototype semi-custom ICs must be extremely cost-effective and yet still representative of flight qualifiable versions of the design. A second difficulty is encountered in the transport of the design from engineering prototype quality to flight quality. Normally, flight quality integrated circuits have stringent quality standards, must be radiation resistant and should consume minimal power. It is often not necessary or cost effective, however, to impose such stringent quality standards on engineering models developed for systems analysis in controlled lab environments. This article presents work originally initiated for ground based applications that also addresses these two problems. Furthermore, this article suggests a method that has been shown successful in prototyping flight quality semi-custom ICs through the Metal Oxide Semiconductor Implementation Service (MOSIS) program run by the University of Southern California's Information Sciences Institute. The method has been used successfully to design and fabricate through the MOSIS three different semi-custom prototype CMOS p-well chips. The three designs make use of the work presented and were designed consistent with design techniques and structures that are flight qualifiable, allowing one hour transfer of the design from engineering model status to flight qualifiable foundry-ready status through methods outlined in this article.

Far-infrared spectral studies from the G. P. Kuiper Airborne Observatory

The grant to carry out far-infrared spectral studies of astronomical sources from the G. P. Kuiper Airborne Observatory was first funded in October 1978 and officially ended on October 31, 1986. During these eight years, A variety of previously undetected spectral lines was discovered, and these were used to determine the physical and chemical conditions prevailing in regions of active star formation. They served to clarify the nature of the ionized hydrogen regions often adjacent to star-forming clouds, the characteristics of shocks which may signify the onset of star formation, and the nature of coolants that channel away energy thus enabling a cloud to collapse to form new stars.

Unstable 06.5f?p star HD 148937 and its interstellar environment

The massive, early-type star HD 148937 (spectral type 06.5?p) is surrounded by a unique set of nebulosities. A spherically symmetric Stromgren sphere (Radius approx. - 25 pc), an ellipsoidal filamentary nebulosity (semimajor axis approx. - 5 pc) interpreted as a stellar-wind-blown shell, and a bipolar nebular complex (semimajor axis approx. - 1 pc) with HD 148937 located in the apparent center of symmetry. Observations of these nebulosities are reported (narrow-band charge coupled devices imaging, image dissector scanner (IDS) spectrophotometry, high resolution spectroscopy) in an attempt to establish a consistent model of HD 148937 and its nebulosities.

A study of the P-Cygni lines in the ultraviolet spectrum of Beta Lyrae

The properties of the mass loss from the nondegenerate interacting binary system of beta Lyrae are investigated by analyzing the P-Cygni line profiles in the UV spectrum and considering these to be emitted in the wind outflow from the B8II primary component. Observed UV lines obtained by IUE are compared with theoretical models obtained using Sobolev's approximation. The models give satisfactory fittings. Simultaneous fitting of the resonance lines of Al II (1670 A) and Al III (1863 A) show that if the lines are emitted in the same region of the outflowing shell, as the line widths indicate, the electron temperature in the region is 23,500 K, and the mass loss is 2 times 10 to the minus 7th power solar masses/yr.

An interstellar line coincident with the P(2,1) transition of hydronium (H3O+)

Double-sideband observations of the Orion KL nebular region with the NRAO 12 m radiotelescope in March 1986 detected a weak emission spectral line that coincided with the P(2,1) rotation-inversion transition of H3O+. Spectral maps are provided for the observed line at 307,192 MHz with 2 and 1 MHz resolution. The line parameters, along with a calculated transition dipole moment of 1.44 D, are used to estimate column densities of 7.7 and 8.7 x 10 to the 13/sq cm for excitation temperatures of 50 and 90 K, respectively. A minimum H2 density of 1 million/cu cm is estimated for the region if the thermalization of the transition to the excitation temperatures is to occur. Finally, fractional abundances of H2O in the Orion cloud are projected to be 1/100,000 and 1/1 million for the nonthermal and thermal transition cases, respectively.

Cell performance and defect behavior in proton-irradiated lithium-counterdoped n(+)p silicon solar cells

Lithium-counterdoped n(+)p silicon solar cells were irradiated by 10-MeV protons, and their performance was determined as a function of fluence. It was found that the cell with the highest lithium concentration exhibited the higher radiation resistance. Deep-level transient spectroscopy studies of deep-level defects were used to identify two lithium-related defects. Defect energy levels obtained after the present 10-MeV irradiations were found to be markedly different than those observed after previous 1-MeV electron irradiations. However, the present DLTS data are consistent with previous suggestion by Weinberg et al. (1984) of a lithium-oxygen interaction which tends to inhibit formation of an interstitial boron-oxygen defect.

Effects of fibril magnetic fields on solar p-modes. II - Calculation of mode frequency shifts

The effect of magnetic flux tubes in the solar convection zone on p-mode oscillations is investigated analytically using WKB ray theory, extending the results of Bogdan and Zweibel (1985) to the case of propagation not perpendicular to the tubes. Results for the frequency shift in polytropic slabs with vertical or horizontal flux tubes are presented in graphs and discussed.

Observations of low-degree p-mode oscillations in 1984

Analysis of Stanford differential velocity observations has been extended through the 1984 observing season. Excellent quality observations were obtained in 1984 on 38 days in a 49 day interval from June 20th through August 7th. The power spectrum of this data has been examined and improved frequency determinations have been made for p-modes of degree 2 through 5 and order 5 through 34. Of special interest are the modes of the lower orders, n ranging from 5 to 10, which have not been identified previously.

Rapid variability of P Cygni lines in massive X-ray binaries

In early-type X-ray binaries, the recombination time scales for ions such as C IV, Si IV, and N V in the stellar winds of their massive OB companion stars can be very short compared to typical X-ray pulsation or fluctuation time scales. Thus, the authors predict that the 'bleached zones', in which these ions are removed from the stellar wind by X-ray photoionization, will track the X-ray beam as it rotates and that the P Cygni line profiles due to these ions will pulsate. With the IUE satellite the authors obtained low-resolution UV spectra of the binary X-ray system HD 77581/4U 0900-40 resolved into six phase bins of the 283 s pulse period; the observed upper limit to the pulse amplitude of the equivalent width of C IV 1550 A was less than the predicted value. However, the pulsations should be easy to observe with the Hubble Space Telescope.

Solar oscillations - Generation of a g-mode by two p-modes

Three modes of solar oscillations can be coupled resonantly by the nonlinear terms in the equations of motion. A general integral for the coupling rate was derived by Dziembowski (1982). The coupling of two p-modes, of nearly identical frequencies is evaluated, so as to generate a g-mode. The coupling occurs primarily in the convection zone. A rather select set of g-modes of suitably low order and degree and with weak linear damping may grow, but the modes saturate when surface amplitudes are still unobservably small.

Ohmic contact formation in semi-insulating GaAs using shallow heavily doped p-type layers

The paper describes a simple, safe, and effective method for forming shallow zinc-doped p-type layers on chromium-doped semiinsulating GaAs, using an open-tube diffusion technique. The resulting peak dopant concentration for the 850-C diffusion was 10 to the 20th/cu cm. The contact resistance of ohmic contacts fabricated on these layers was found to be about 0.00005 ohm/sq cm. The variation of the contact resistance across the wafer reflected the variation of the doping concentration.

Source parameters for 11 earthquakes in the Tien Shan, central Asia, determined by P and SH waveform inversion

The style and the distribution of faulting occurring today in the Tien Shan region were studied, by digitizing long-period World-Wide Standard Seismograph Network P and SH waveforms of 11 of the largest Tien Shan earthquakes between 1965 and 1982 and then using a least squares inversion routine to constrain their fault plane solutions and depths. The results of the examination indicate that north-south shortening is presently occurring in the Tien Shan, with the formation of basement uplifts flanked by moderately dipping thrust faults. The present-day tectonics of the Tien Shan seem to be analogous to those of the Rocky Mountains in Colorado, Wyoming, and Utah during the Laramide orogeny in Late Cretaceous and Early Tertiary time.
