Ferroelectric behavior of sputter deposited Al 0.72 Sc 0.28 N approaching 5 nm thickness

Ferroelectric Al 1-x Sc x N has raised much interest in recent years due to its unique ferroelectric properties and complementary metal oxide semiconductor back-end-of-line compatible processing temperatures. Potential applications in embedded nonvolatile memory, however, require ferroelectric materials to switch at relatively low voltages. One approach to achieving a lower switching voltage is to significantly reduce the Al 1-x Sc x N thickness. In this work, ferroelectric behavior in 5-27 nm films of sputter deposited Al 0.72 Sc 0.28 N has been studied. We find that the 10 kHz normalized coercive field increases from 4.4 to 7.3 MV/cm when reducing the film thickness from 27.1 to 5.4 nm, while over the same thickness range, the characteristic breakdown field of a 12.5 μm radius capacitor increases from 8.3 to 12.1 MV/cm. In conclusion, the 5.4 nm film demonstrates ferroelectric switching at 5.5 V when excited with a 500 ns pulse and a switching speed of 60 ns.

Photoluminescence of Cr 3+ in β-Ga 2 O 3 and (Al 0.1 Ga 0.9 ) 2 O 3 under pressure

The effects of pressure on single crystals of Cr-doped gallium oxide (β-Ga 2 O 3 :Cr 3+ ) and aluminum gallium oxide [(Al 0.1 Ga 0.9 ) 2 O 3 ] were examined by measuring the wavelength shift in the spectral R lines. Photoluminescence (PL) spectra of these materials were collected from samples in diamond anvil cells at pressures up to 9 GPa. The β-Ga 2 O 3 :Cr 3+ R lines were found to shift linearly under hydrostatic pressure. The (Al 0.1 Ga 0.9 ) 2 O 3 R lines also show a linear shift but the R 1 line shifted less than for β-Ga 2 O 3 :Cr 3+ . The ratio of R 2 to R 1 peak areas vs pressure is dominated by nonradiative recombination. X-ray diffraction measurements of (Al 0.1 Ga 0.9 ) 2 O 3 indicate that its equation of state is similar to that of β-Ga 2 O 3 . β-Ga 2 O 3 :Cr 3+ was examined under non-hydrostatic conditions by using mineral oil as a pressure transmitting medium. Similar to the case in ruby, the R 1 line is much more sensitive to non-hydrostatic stress than R 2 . Spatially resolved PL of a sample at 8 GPa in mineral oil showed significant variations in the R 1 emission wavelength. Furthermore, these results suggest that the R 1 line can serve as a sensitive probe of alloy composition and non-hydrostatic stress, while the R 2 line is insensitive to these perturbations.

Measurements of the 27 Al(α,n) Thick Target Yield near Threshold

In this work, we present results from direct measurements of the 27 Al(α,n) thick-target yield from laboratory incident energies E α ≈ 3 to 5 MeV, performed with the 3 HeBF 3 Giant Barrel (HeBGB) neutron detector at the Edwards Accelerator Laboratory. Our measurements have a small energy cadence in order to address discrepancies and sparseness of thick-target-yield data sets existing for this energy region. We find general agreement with existing data sets, including yields derived from cross-section data, while resolving a discrepancy between existing thick-target-yield data sets for E α ≈ 4–5 MeV. However, for E α < 3.5 MeV, our results are substantially lower than previous thick-target-yield data and somewhat larger than yields calculated from existing cross-section data. Our data complete the energy range needed for estimates of the 27 Al(α,n) contribution to neutrino and dark matter detector backgrounds and result in increased viability of 27 Al(α,n) as a plasma diagnostic tool at fusion facilities such as the National Ignition Facility.

Structural Analysis of LaNi 4.25 Al 0.75 Hydride

The lanthanum (La)-nickel (Ni)-aluminum (Al) hydrides (LANA: LaNi 5 − x Al x , x < 1.0) have been extensively studied for their high volumetric storage capacity and improved durability to maintain a single-phase CaCu5 structure through multiple absorption and desorption cycles. Pressure composition temperature (PCT) isotherms obtained for LANA have allowed for an understanding of the hydrogen sorption properties and the tunability of the PCT plateau region via doping. At the Savannah River Site, LaNi 4.25 Al 0.75 (LANA0.75) has been utilized as a hydrogen storage material in the tritium facilities for decades. However, the structure characterization of the LANA0.75 hydride by X-ray diffraction has not yet been reported. This study examines LANA0.75 loaded to different hydrogen-to-metal atom ratios to elucidate both the position of hydrogen sites in the lattice and the structure of a fully hydrided β phase.

Highly dispersed Co deposited on Al 2 O 3 particles via CoCp 2 + H 2 ALD

Highly dispersed cobalt atoms were deposited on porous alumina particles using atomic layer deposition (ALD) with a CoCp 2 /H 2 chemistry at approximately 7 wt%. H 2 did not completely reduce the cyclopentadienyl organic ligands bound to deposited Co atoms at ALD reaction conditions. A sharp decline in Co deposited per cycle for two or more ALD cycles indicates that much of the Al 2 O 3 surface is sterically blocked from further CoCp 2 deposition after the first CoCp 2 exposure. Temperature programmed reduction confirmed that the adsorbed precursor organic ligands persist after H 2 exposures during ALD and temperatures as high as 500 °C are required to fully reduce the organic ligands to CH 4 . High resolution, element sensitive imaging showed that Co atoms were dispersed on the Al 2 O 3 surface and could deposit in previously unobserved multiple growth morphologies, specifically layers that were continuous over several angstroms or discrete nanoparticles. Density functional theory calculations were used to examine Co atom adsorption, show the altered haptic binding of cracked Cp ligands, and to calculate the thermodynamics of Cp ligand decomposition. The lateral steric hindrance between organic ligands bound to deposited Co atoms, Cp ligand decomposition mechanism, and local Al 2 O 3 surface termination all likely determine the observed Co growth morphology during initial ALD cycles.

Electric-field-induced crossover of polarization reversal mechanisms in Al 1–x Sc x N ferroelectrics

Scandium-doped aluminum nitride, Al 1–x Sc x N, represents a new class of displacive ferroelectric materials with high polarization and sharp hysteresis along with high-temperature resilience, facile synthesizability and compatibility with standard CMOS fabrication techniques. The fundamental physics behind the transformation of unswitchable piezoelectric AlN into switchable Al–Sc–N ferroelectrics depends upon important atomic properties such as local structure, dopant distributions and the presence of competing mechanism of polarization switching in the presence of an applied electric-field that have not been understood. We computationally synthesize Al 1–x Sc x N to quantify the inhomogeneity of Sc distribution and phase segregation, and characterize its crystal and electronic structure as a function of Sc-doping. Nudged elastic band calculations of the potential energy surface and quantum molecular dynamics simulations of direct electric-field-driven ferroelectric switching reveal a crossover between two polarization reversal mechanisms—inhomogeneous nucleation-and-growth mechanism originating near Sc-rich regions in the limit of low applied fields and nucleation-limited-switching in the high-field regime. Finally, understanding polarization reversal pathways for these two mechanisms as well as the role of local Sc concentration on activation barriers provides design rules to identify other combinations of dopant elements, such as Zr, Mg etc. to synthesize superior AlN-based ferroelectric materials.

Rapid solidified ductile Cu-Al-Mn ribbon and its elastocaloric potential

Abstract Cu-Al-Mn alloys display martensitic transformation over a wide range of temperatures. In addition to low cost, this alloy is known for its low transformation stress with reasonable latent heat favoring elastocaloric applications. However, the ductility of Cu-Al-Mn can be limited owing to ordering and intergranular fracture. Through rapid solidification by melt spinning, we show that Cu-Al-Mn ribbon can be made highly ductile (greater than 8% tensile strain in the as-spun state and 10% tensile strain after heat treatment). The ductility of the melt-spun ribbon is related to the suppression of L2 1 ordering that is characterized through magnetic property measurement. Heat treatment of the ribbon promotes bamboo grain formation, and the latent heat is increased to 6.4 J g −1 . Under tensile conditions, we show that the ribbon exhibited about 4 °C temperature change (4.4 °C on heating and 4.2 °C on cooling from 6.3% strain).

Suppression of the valence transition in solution-grown single crystals of Eu 2 Pt 6 Al 15

Here, the study of Eu intermetallic compounds has allowed the exploration of valence fluctuations and transitions in 4⁢𝑓 electron systems. Recently, a Eu 2 ⁢Pt 6 ⁢Al 15 phase synthesized by arc-melting followed by a thermal treatment was reported M. Radzieowski et al. [J. Am. Chem. Soc. 140, 8950 (2018)], which undergoes a transition upon cooling below 45 K that was interpreted as a valence transition from Eu 2+ to Eu 3+ . In this paper, we present the discovery of another polymorph of Eu 2 ⁢Pt 6 ⁢Al 15 obtained by high temperature solution growth, which presents different physical properties than the arc-melted polycrystalline sample. Despite the similarities in crystal structure and chemical composition, the Eu valence transition is almost fully suppressed in the solution-grown crystals, allowing the moments associated with the Eu 2+ state to order antiferromagnetically at around 14 K. A detailed analysis of the crystal structure using single crystal x-ray diffraction reveals that, although the solution grown crystals are built from the same constituent layers as the arc-melted samples, these layers present a different stacking. The effect of different thermal treatments is also studied. Different anneal procedures did not result in significant changes in the intrinsic properties, and only by arc-melting and quenching the crystals we were able to convert them into the previously reported polymorph.

Measurement of the Ground State Spin and Parity of 22 Al Disfavors Halo Formation

We report the decisive resolution of the ground state spin and parity of the proton–drip line nucleus 22 Al, a prime candidate for a proton halo. The resolution stems from the first 𝛽-delayed charged particle emission experiment in the gas stopping area at the Facility for Rare Isotope Beams (FRIB), leveraging high-intensity, low-energy beams extracted from the Advanced Cryogenic Gas Stopper (ACGS). The pristine beam quality from FRIB and the ACGS enabled a sensitive particle identification technique using thin silicon detectors, allowing for the suppression of the dominant proton background and the first observation of the weak 𝛽-delayed 𝛼 transition from the isobaric analog state in 22 Mg to the 18 Ne ground state. This observation uniquely fixes the 22 Al ground state as 4 + . The valence proton is confined by a dominant 𝑑-wave centrifugal barrier which, combined with the Coulomb repulsion, hinders the tunneling required for halo formation despite the exceptionally low proton separation energy of 22 Al.

Heterostructural interface engineering for ultrawide-gap nitrides from first principles: Ta C / Al N and Ta C / Ga N rocksalt-wurtzite interfaces

Epitaxial lattice matching is an important condition for the formation of coherent interfaces with low defect densities. However, lattice-matched substrates with the same crystal structure as the active layer are often not available, suggesting opportunities for utilizing heterostructural interfaces. For example, at high Al contents that are interesting for ultrawide-gap applications in power electronics, Al x ⁢Ga 1-x ⁢N semiconductor alloys in the (0001) orientation of the wurtzite (wz) structure become lattice-matched to (111)-oriented rocksalt (rs) Ta⁢C substrates. To predict the expected interface atomic structures under different synthesis conditions, we perform high-throughput density-functional-theory calculations, using an algorithm for systematic sampling of the possible stacking sequences of the atomic layers on the in-plane hexagonal lattice. The approach considers octahedral, tetrahedral, and prismatic coordination motifs, and is generally applicable for the modeling of commensurate rs/wz heterostructural interfaces. Our results provide guidance for synthesis control of substrate-film bonding and the polarity of ultrawide-gap Al x⁢ Ga 1-x⁢ N alloys on Ta⁢C substrates.

Decagonal Sn clathrate on d-Al-Ni-Co

Decagonal quasiperiodic ordering of Sn thin films on d-Al-Ni-Co is shown based on scanning tunneling microscopy (STM), low-energy electron diffraction, and density functional theory (DFT). Interestingly, the decagonal structural correlations are partially retained even up to a large film thickness of 10 nm grown at 165±10K. The nucleation centers called “Sn white flowers” identified by STM at submonolayer thickness are recognized as valid patches of the decagonal clathrate structure with low adsorption energies of these motifs. Due to the excellent lattice matching (to within 1%) between columns of Sn dodecahedra in the clathrate structure and pentagonal motifs at the d-Al-Ni-Co surface, the interfacial energy favors clathrate over the competing Sn crystalline forms. DFT study of the Sn/Al-Ni-Co composite model shows good mechanical stability, as shown by the work of separation of Sn from Al-Ni-Co slab that is comparable to the clathrate self-separation energy. Finally, the relaxed surface terminations of the R 2 T 4 clathrate approximant are in self-similarity correspondence with the motifs observed in the STM images from monolayer to the thickest Sn film.

Two-neutron knockout as a probe of the composition of states in Mg 22 , Al 23 , and Si 24

Simpson and Tostevin proposed that the width and shape of exclusive parallel momentum distributions of the A - 2 residue in direct two-nucleon knockout reactions carry a measurable sensitivity to the nucleon single-particle configurations and their couplings within the wave functions of exotic nuclei. We further report here on the first benchmarks and use of this new spectroscopic tool. Exclusive parallel momentum distributions for states in the neutron-deficient nuclei Mg 22 , Al 23 , and Si 24 populated in such direct two-neutron removal reactions were extracted and compared to predictions combining eikonal reaction theory and shell-model calculations. For the well-known Mg 22 and Al 23 nuclei, measurements and calculations were found to agree, supporting the dependence of the parallel momentum distribution width on the angular momentum composition of the shell-model two-neutron amplitudes. In Si 24 , a level at 3439(9) keV, of relevance for the important Al 23 ( p , γ ) Si 24 astrophysical reaction rate, was confirmed to be the 2 2 + state, whereas the 4 1 + state, expected to be strongly populated in two-neutron knockout, was not observed. This puzzle is resolved by theoretical considerations of the Thomas-Ehrman shift, which also indicates that a previously reported 3471-keV state in Si 24 is, in fact, the ( 0 2 + ) level with one of the largest experimental mirror-energy shifts ever observed.

Experimental study of the 24 Na m ( d,p ) 25 Na reaction and implications for the influence of the 24 Al m isomer on rp -process nucleosynthesis

A radioactive beam of 24 Na with 90% of its content in its 1 + isomeric state (E ex = 0.472 MeV, t 1/2 = 20.18 ms) has been developed and used to perform a measurement of the 24 Na m ( d,p ) 25 Na reaction at the John D. Fox Accelerator Laboratory at Florida State University. This reaction selectively populated ℓ = 0 transfers, allowing the study of low-spin states in 25 Na. Mirror symmetry arguments were then used to investigate the effects of the isomeric state of 24 Al (E ex = 0.426 MeV, t 1/2 = 130 ms) on the astrophysical rate of the 24 Al m (p,γ) 25 Si reaction. Experimental parameters were extracted to provide, for the first time, an experimental reaction rate for the destruction of 24 Al via proton captures in its isomeric state relevant to rp-process nucleosynthesis.

φ meson production in ρ + Al, ρ + Au, d + Au , and 3 He + Au collisions at $\sqrt{s_{NN}}$ = 200 GeV

We report small nuclear collisions are mainly sensitive to cold-nuclear-matter effects; however, the collective behavior observed in these collisions shows a hint of hot-nuclear-matter effects. The identified-particle spectra, especially the φ mesons which contain strange and antistrange quarks and have a relatively small hadronic-interaction cross section, are a good tool to study these effects. The PHENIX experiment has measured φ mesons in a specific set of small collision systems p+Al, p+Au, and 3 He+Au, as well as d+Au at $\sqrt{s_{NN}}$=200 GeV. The transverse-momentum spectra and nuclear-modification factors are presented and compared to theoretical-model predictions. The comparisons with different calculations suggest that quark-gluon plasma may be formed in these small collision systems at $\sqrt{s_{NN}}$=200 GeV. However, the volume and the lifetime of the produced medium may be insufficient for observing strangeness-enhancement and jet-quenching effects. The comparison with calculations suggests that the main production mechanisms of φ mesons at midrapidity may be different in p+Al versus p/d/ 3 He+Au collisions at $\sqrt{s_{NN}}$=200 GeV. While thermal quark recombination seems to dominate in p/d/ 3 He+Au collisions, fragmentation seems to be the main production mechanism in p+Al collisions.

Bulk transport paths through defects in floating zone and Al flux grown SmB 6

We investigate the roles of disorder on low-temperature transport in SmB 6 crystals grown by both the Al flux and floating zone methods. We used the inverted resistance method with Corbino geometry to investigate whether low-temperature variations in the standard resistance plateau arise from a surface or a bulk channel in floating zone samples. The results show significant sample-dependent residual bulk conduction, in contrast to smaller amounts of residual bulk conduction previously observed in Al flux grown samples with Sm vacancies. In this work, we consider hopping in an activated impurity band as a possible source for the observed bulk conduction, but it is unlikely that the large residual bulk conduction seen in floating zone samples is solely due to Sm vacancies. We therefore propose that one-dimensional defects, or dislocations, contribute as well. Using chemical etching, we find evidence for dislocations in both flux and floating zone samples, with higher dislocation density in floating zone samples than in Al flux grown samples. In addition to the possibility of transport through one-dimensional dislocations, we also discuss our results in the context of recent theoretical models of SmB 6 .

Electronegative metal dopants improve switching variability in Al 2 ⁢O 3 resistive switching devices

Resistive random-access memories are promising for nonvolatile memory and brain-inspired computing applications. High variability and low yield of these devices are key drawbacks hindering reliable training of physical neural networks. In this paper, we show that doping an oxide electrolyte, Al 2 ⁢O 3 , with electronegative metals makes resistive switching significantly more reproducible, surpassing the reproducibility requirements for obtaining reliable hardware neuromorphic circuits. Based on density functional theory calculations, the underlying mechanism is hypothesized to be the ease of creating oxygen vacancies in the vicinity of electronegative dopants due to the capture of the associated electrons by dopant midgap states and the weakening of Al-O bonds. These oxygen vacancies and vacancy clusters also bind significantly to the dopant, thereby serving as preferential sites and building blocks in the formation of conducting paths. Throughout this work, we validate this theory experimentally by implanting different dopants over a range of electronegativities in devices made of multiple alternating layers of Al 2 ⁢O 3 and WN and find superior repeatability and yield with highly electronegative metals, Au, Pt, and Pd. These devices also exhibit a gradual SET transition, enabling multibit switching that is desirable for analog computing.

Clarifying the 𝑁,𝑍 = 14 Shells near the Drip Lines from the Spectroscopy of 22 Si and 21 Al

Evidence for a (sub)-shell closure at 𝑍 = 14 has been observed from the spectroscopy of 22 Si and 21 Al . Using a fast 23 Si beam on a 9 Be target, several proton-decaying resonances have been populated in 21 Al and 22 Si , including the first measurement of the 2$^{+}_{1}$ state in 22 Si with an excitation energy of 2.352(55) MeV. Relative to the known 𝑁 = 14 subshell closure in 22 O , the 22 Si 2$^{+}_{1}$ excitation energy indicates the existence of a weakened 𝑍 = 14 subshell closure. To reproduce the new spectroscopic information and known 22 Al levels, the energy of the 1⁢𝑠 1/2 orbit must be substantially decreased, which imparts Thomas-Ehrman shifts to all excited states observed in the present Letter and explains the structure of nuclei in the 𝑠⁢𝑑 shell for this region of the proton drip line.

Systematic Operating Temperature Differences Between Al-BSF, PERC, and PERT-With-Optimized-Rear-Reflector Solar Mini-Modules Due to Rear Reflectance

Reflecting sub-bandgap light from photovoltaic modules has the potential to improve lifetime energy generation of fielded systems by reducing operating temperature. In this article, the temperature of fielded aluminum back-surface field (Al-BSF) and passivated emitter and rear contact (PERC) mini-modules was monitored every 5 minutes for 75 days along with corresponding meteorological data. Additionally, passivated emitter rear totally diffused (PERT) mini-modules with high-performance sub-bandgap rear reflectors were tested and compared to the state-of-the-art industrial modules. These reflectors consisted of a >300-nm-thick silicon dioxide nanoparticle film with a low refractive index. The impact of reflectance on measured operating temperature was isolated with a previously developed thermal model and quantified as the reflectance-induced median temperature difference between each tested module at representative outdoor conditions (1000 W m -2 , 25 degrees C ambient temperature, and 1.43 m s -1 wind speed). We found that, because of their reflectance differences, PERC modules ran systematically cooler than Al-BSF modules by 1.0 degrees C, whereas the PERT-with-optimized-rear-reflector systematically operated 1.4 degrees C cooler than the Al-BSF module and 0.4 degrees C than the PERC module. We also found that the rear reflector provided the greatest temperature benefit during periods of highest irradiance.
