Optimum antireflection coating for Antireflection-coated Metal-Oxide-Semiconductor /AMOS/ solar cells

Consideration is given to the design of a single-layer optimum antireflection coating for AMOS (antireflection-coated metal-oxide-semiconductor) solar cells to match the entire sunlight spectrum. The energy conversion efficiency is maximized by maximizing the open-circuit voltage and the short-circuit current. The former is maximized by oxidation techniques and the latter is maximized by the light-coupling into the solar cell. With reference to the effective index of refraction as obtained by ellipsometry, examples of optimum antireflection coatings for 60-A Au-GaAs solar cells are presented.

Status and summary of laser energy conversion

This paper presents a survey of the status of laser energy converters. Since the inception of these devices in the early 1970's, significant advances have been made in understanding the basic conversion processes. Numerous theoretical and experimental studies have indicated that laser energy can be converted at wavelengths from the ultraviolet to the far-infrared. These converters can be classified into five general categories: photovoltaics, heat engines, thermoelectronic, optical diode, and photochemical. The conversion can be directly into electricity (such as the photovoltaic, thermoelectronic, and optical diode) or it can go through an intermediate stage of conversion to mechanical energy, as in the heat engines. The photochemical converters result in storable energy such as hydrogen. Projected conversion efficiencies range from about 30% for the photochemical to nearly 75% for the heat engines.

Advances in the Dow Corning process for solar-grade silicon

The Dow Corning process consists of the carbothermic reduction of silica to produce silicon that is then purified by unidirectional solidification. The process has produced silicon of semiconductor quality with respect to all elements except boron and phosphorus at about 10 ppma and aluminum at 0.1 ppma. Solar cells produced from this silicon gave AM0 conversion efficiencies of 11%. A process cost analysis is presented.

An overview of photovoltaics for space applications

Significant progress in both silicon and GaAs technology for photovoltaic applications has been made. As a result 50 micron silicon cells, incorporating all the recent processing advancements, have been produced which deliver over 19 mW/sq cm initial power. These cells also display impressive performance after exposure to 1 MeV electrons, delivering 15 mW/sq cm after a fluence of 1 x 10 to the 15th e/sq cm. GaAlAs cells are now being made which have conversion efficiencies and radiation resistance superior to the best silicon solar cells. A discussion of the work that led to this situation, as well as an attempt to project further progress in both silicon and GaAs technology is given.

Growth, evaluation and modeling of silicon-on-ceramic solar cells

The silicon-on-ceramic (SOC) process uses inexpensive ceramic substrates to provide supported growth of silicon from the melt. The conditions for unidirectional solidification, the grain structure and other properties are quite similar to those of EFG silicon ribbon. Solar cells with interdigital electrodes have demonstrated AMl conversion efficiencies (active area) of 7.8% without AR coatings and 10.1% efficiencies with an AR coating of SiO. Mathematical modeling of the series resistance of cells shows the feasibility of making electrical contact to the base layer of the cell through slots in the substrate. However, series resistance in the base layer sets an upper limit on slot spacing for efficient cell performance.

The effects of copper and titanium on silicon solar cells

Copper-doped N/P silicon solar cells fabricated from the Czochralski grown single-crystal wafers were found to have good electrical characteristics, but the titanium-doped N/P silicon solar cells has considerably lower conversion efficiency. However, in the copper/titanium-doped solar cells, copper seems to mitigate the unfavorable effects of titanium. To explain this behavior, microstructural tests were performed on silicon wafers and solar cells doped with copper, titanium and copper/titanium. Dark forward and reverse I-V measurements were performed on the solar cells to correlate the microstructural defects with the p-n junction properties. It was found that copper precipitates were formed in the copper-doped and copper/titanium-doped wafers and cells. There was a significant voltage drop in the dark reverse I-V measurements of the titanium solar cells. Also, there were some electronically active defects in the depletion region of some titanium-doped cells. Reasons that lead to the above results are given in detail.

Isis 1 observations at the source of auroral kilometric radiation

Observations of auroral kilometric radiation (AKR) were made by Isis 1 in the source region. The radiation is found to be generated in the extraordinary mode just above the local cut-off frequency and to emanate nearly perpendicular to the magnetic field. It occurs within local depletions of electron density, where the ratio of plasma frequency to cyclotron frequency is less than 0.2. The density depletion is restricted to altitudes above about 2000 km, and the upper AKR frequency limit corresponds to the extraordinary cut-off frequency at this altitude. AKR is observed from Isis 1 above the nighttime auroral zone over a wider extent in longitude than in latitude with an intense source region observed most often near 2200 LMT and 70 deg invariant latitude. It is directly related to inverted V electron precipitation events with an electron-to-wave energy conversion efficiency of the order of 0.1 to 1%.

A simulation exercise of a cavity-type solar receiver using the HEAP program

A computer program has been developed at JPL to support the advanced studies of solar receivers in high concentration solar-thermal-electric power plants. This work presents briefly the program methodology, input data required, expected output results, capabilities and limitations. The program was used to simulate an existing 5 kwt experimental receiver of a cavity type. The receiver is located at the focus of a paraboloid dish and is connected to a Stirling engine. Both steady state and transient performance simulation were given. Details about the receiver modeling were also presented to illustrate the procedure followed. Simulated temperature patterns were found in good agreement with test data obtained by high temperature thermocouples. The simulated receiver performance was extrapolated to various operating conditions not attained experimentally. The results of the parameterization study were fitted to a general performance expression to determine the receiver characteristic constraints. The latter were used to optimize the receiver operating conditions to obtain the highest overall conversion efficiency.

Silicon Solar Cell Process Development, Fabrication and Analysis, Phase 1

Solar cells from RTR ribbons, EFG (RF and RH) ribbons, dendritic webs, Silso wafers, cast silicon by HEM, silicon on ceramic, and continuous Czochralski ingots were fabricated using a standard process typical of those used currently in the silicon solar cell industry. Back surface field (BSF) processing and other process modifications were included to give preliminary indications of possible improved performance. The parameters measured included open circuit voltage, short circuit current, curve fill factor, and conversion efficiency (all taken under AM0 illumination). Also measured for typical cells were spectral response, dark I-V characteristics, minority carrier diffusion length, and photoresponse by fine light spot scanning. the results were compared to the properties of cells made from conventional single crystalline Czochralski silicon with an emphasis on statistical evaluation. Limited efforts were made to identify growth defects which will influence solar cell performance.

The chemistry of Venus' atmosphere

A model for the Venus atmosphere involving photochemistry of oxygen, hydrogen, chlorine and sulfur species is presented. Sulfur reaction schemes and hydrogen and chlorine reaction schemes were included. The impact of sulfur on the oxygen budget and the subsequent production of H2SO4 molecules for the Venus cloud deck were explored. A major new reaction scheme for production of H2SO4 molecules involving sulfur and oxygen chemistry was established shown to dominate over the odd hydrogen scheme proposed earlier. The efficiency of the scheme in formation of H2SO4 is only about 50%, with the remaining sulfur residing in SO2 molecules. The calculated downward flux of H2SO4 may be sufficient to maintain a steady state sulfuric acid cloud if the resident time of H2SO4 droplets in the cloud is as long as a few years. If however, the resident time is half a year or shorter, additional chemistry capable of more efficient conversion of SO2 to SO3 is required.

Characterization of deliberately nickel-doped silicon wafers and solar cells

Microstructural and electrical evaluation tests were performed on nickel-doped p-type silicon wafers before and after solar cell fabrication. The concentration levels of nickel in silicon were 5 x 10 to the 14th power, 4 x 10 to the 15th power, and 8 x 10 to the 15th power atoms/cu cm. It was found that nickel precipitated out during the growth process in all three ingots. Clumps of precipitates, some of which exhibited star shape, were present at different depths. If the clumps are distributed at depths approximately 20 micron apart and if they are larger than 10 micron in diameter, degradation occurs in solar cell electrical properties and cell conversion efficiency. The larger the size of the precipitate clump, the greater the degradation in solar cell efficiency. A large grain boundary around the cell effective area acted as a gettering center for the precipitates and impurities and caused improvement in solar cell efficiency. Details of the evaluation test results are given.

Potentialities of TEC topping: A simplified view of parametric effects

An examination of the benefits of thermionic-energy-conversion (TEC)-topped power plants and methods of increasing conversion efficiency are discussed. Reductions in the cost of TEC modules yield direct decreases in the cost of electricity (COE) from TEC-topped central station power plants. Simplified COE, overall-efficiency charts presented illustrate this trend. Additional capital-cost diminution results from designing more compact furnaces with considerably increased heat transfer rates allowable and desirable for high temperature TEC and heat pipes. Such improvements can evolve of the protection from hot corrosion and slag as well as the thermal expansion compatibilities offered by silicon-carbide clads on TEC-heating surfaces. Greater efficiencies and far fewer modules are possible with high-temperature, high-power-density TEC: This decreases capital and fuel costs much more and substantially increases electric power outputs for fixed fuel inputs. In addition to more electricity, less pollution, and lower costs, TEC topping used directly in coal-combustion products contributes balance-of-payment gains.

Method of mitigating titanium impurities effects in p-type silicon material for solar cells

Microstructural evaluation tests performed on Cu-doped, Ti-doped and Cu/Ti doped p-type silicon single crystal wafers, before and after the solar cell fabrication, and evaluation of both dark forward and reverse I-V characteristic records for the solar cells produced from the corresponding silicon wafers, show that Cu mitigates the unfavorable effects of Ti, and thus provides for higher conversion efficiency, thereby providing an economical way to reduce the deleterious effects of titanium, one of the impurities present in metallurgical grade silicon material.

Heat and electricity from the Sun using parabolic dish collector systems

Point focus distributed receiver solar thermal technology for the production of electric power and of industrial process heat is addressed. The thermal power systems project which emphasizes the development of cost effective systems which will accelerate the commercialization and industrialization of plants up to 10 MWe, using parabolic dish collectors is described. The projected size of the isolated load market in the 1990-2000 time period is 300 to 1000 MW/year. Although this market is small in comparison to the grid connected utility market, it is indicated that by assuming only a 20 percent market penetration, up to 10,000 power modules per year would be required to meet this need. At a production rate of 25,000 units/year and assuming no energy storage, levelized bus bar energy costs of 75 mills/kWeh are projected. These numbers are based on what is believed to be a conservative estimate regarding engine-generator conversion efficiency (40 percent) for the 1990 time period. With a more optimistic estimate of efficiency (i.e., 45 percent), the bus bar cost decreases to about 67 mills/kWeh. At very large production rates (400,000 modules/years), the costs decrease to 58 mills/kWeh. Finally, the present status of the technology development effort is discussed.

Satellite Power Systems (SPS) concept definition study. Volume 6: In-depth element investigation

The fabrication parameters of GaAs MESFET solid-state amplifiers considering a power added conversion efficiency of at least 80% and power gains of at least 10dB were determined. Operating frequency was 2.45 GHz although 914 MHz was also considered. Basic circuit to be considered was either Class C or Class E amplification. Two modeling programs were utilized. The results of several computer calculations considering differing loads, temperatures, and efficiencies are presented. Parametric data in both tabular and plotted form are presented.
