Extreme Enhancement-Mode Operation Accumulation Channel Hydrogen-Terminated Diamond FETs with V th < -6 V and High on-Current

In this work, a new Field Effect Transistor device concept based on hydrogen-terminated diamond (H-diamond) is demonstrated that operates in an Accumulation Channel rather than a Transfer Doping regime. The FET devices demonstrate both extreme enhancement-mode operation and high on-current with improved channel charge mobility compared to Transfer-Doped equivalents. Electron-beam evaporated Al 2 O 3 is used on H-diamond to suppress the Transfer Doping mechanism and produce an extremely high ungated channel resistance. A high-quality H-diamond surface with an unpinned Fermi level is crucially achieved, allowing for the formation of a high-density hole accumulation layer by gating the entire device channel which is encapsulated in dual-stacks of Al 2 O 3 . Completed devices with gate/channel length of 1 µm demonstrate record threshold voltage < -6 V with on-current > 80 mA mm -1 . Carrier density and mobility figures extracted by CV analysis indicate a high 2D charge density of ≈ 2 × 10 12 cm -2 and increased hole mobility of 110 cm 2 V -1 s -1 in comparison with more traditional Transfer-Doped H-diamond FETs. These results demonstrate the most negative threshold voltage yet reported for H-diamond FETs and highlight a powerful new strategy to greatly improve carrier mobility and enable enhanced high power and high frequency diamond transistor performance.

Search for a vector-like quark T' → tH via the diphoton decay mode of the Higgs boson in proton-proton collisions at $ \sqrt{s}$ = 13 TeV

A search for the electroweak production of a vector-like quark T', decaying to a top quark and a Higgs boson is presented. The search is based on a sample of proton-proton collision events recorded at the LHC at $ \sqrt{s} $ = 13 TeV, corresponding to an integrated luminosity of 138 fb$^{–1}$. This is the first T' search that exploits the Higgs boson decay to a pair of photons. For narrow isospin singlet T' states with masses up to 1.1 TeV, the excellent diphoton invariant mass resolution of 1–2% results in an increased sensitivity compared to previous searches based on the same production mechanism. The electroweak production of a T' quark with mass up to 960 GeV is excluded at 95% confidence level, assuming a coupling strength κ$_{T}$ = 0.25 and a relative decay width Γ/M$_{T'}$< 5%.

Experimental demonstration of a 5 kW th granular-flow reactor for solar thermochemical energy storage with aluminum-doped calcium manganite particles

A two-step cycle was discussed for solar thermochemical energy storage based on aluminum-doped calcium manganite reduction/oxidation reactions for direct integration into Air Brayton cycles. The two steps encompassed 1) the storage of concentrated solar direct irradiation via the thermal reduction of aluminum-doped calcium manganite and 2) the delivery of heat to an Air-Brayton cycle via re-oxidation of oxygen-deficient aluminum-doped calcium manganite. The re-oxidized aluminum-doped calcium manganite was fed back to the first step to complete the cycle. A 5 kWth solar thermochemical reactor operating under vacuum was fabricated and tested to examine the first cycle reduction step. Reactor operating conditions and high-flux solar simulator control were tuned for continuous reactor operation with particle temperatures > 1073 K. Continuous operation was achieved using intermittent, dense granular flows. A maximum absorption efficiency of 64.7% was shown, accounting for both sensible and chemical heat storage.

Design and performance analysis of a Swirl Pintle injector for a 1 MW th pressurized oxy-coal combustor

Pressurized Oxy-coal combustion has the potential to achieve high thermal efficiency by recovering the latent heat of steam from flue gases and providing options for up to 95% carbon capture. Here, this study proposes a novel burner technology for pressurized oxy-coal combustion and investigates its operability. Three burner versions are designed and tested; no swirl, swirl numbers 0.9 and 1.2 to identify optimum design parameters and performance. A commercially available Dantec Dynamics software is used to conduct the shadowgraph experiments to observe burner performance. Coal water slurry is used as fuel with three different slurry ratios where the coal percentage by weights were 30, 40 and 50. Droplet size, distribution, spray angle and jet breakup lengths are measured and analyzed to quantify the performance. The study found that increasing the swirl number enhanced atomization. Implementing swirlers allowed the jet to spread through faster primary jet separation, thus improving atomization. In addition, higher slurry ratios improved the generation of smaller particles. However, it was also found that excessive increases in oxidizer momentums negatively impact the atomization process by jet shrinkage. The study concluded that operating a pintle burner at 1.2 swirl conditions with a 40/60 slurry ratio produces optimum performance.

Comment on “Investigations on ion irradiation induced modifications in Th 5f occupancy in thoria,” by P. Jegadeesan, S. Amirthapandian, Gurpreet Kaur, D. Sanjay Kumar, Arindam Das, D.K. Avasthi, K. Ananthasivan, B.K. Panigrahi

The primary purpose of this letter is to address some issues raised in the paper by Jegadeesan et al. There are three salient points. (1) The Branching Ratio (BR) analysis of thorium dioxide is complicated by peaks from Extended X-Ray Absorption Fine Structure (EXAFS). (2) Uranium metal is not an LS coupling but rather a delocalized 5f case. (3) Radiation damage effects in the BR measurements are small but strong effects can be seen in Resonant Photoemission.

Homoleptic An(IV) Dimethyl Sulfoxide Complexes of Th–Pu Enable Insight into Solution Speciation and Redox

A family of 8- and 9- coordinate homoleptic dimethyl sulfoxide An(IV) complexes is used to evaluate the solvation properties of tetravalent actinide ions in dimethyl sulfoxide (DMSO) vs aqueous media. These compounds are prepared from aqueous mixtures of DMSO and yield crystalline solids, whose solid-state electronic absorption spectra are compared to solution phase spectra, providing insight into the solution speciation. The thermodynamics of the equilibria between the 8- and 9-coordinate compounds were determined experimentally and computationally, showing a trend that correlates with ionic radius. Cyclic voltammetry data for the +IV/+III couples of Np and Pu in the DMSO electrolyte indicate that the +IV ions are significantly stabilized compared to aqueous media due to the more donating nature of DMSO compared to water. As a result, computational studies of these systems indicate that further reactivity may take place upon reduction to the +III oxidation state.
