Temperature-Dependent Transport Characteristics of 2D MoS2 Channel FETs Grown Using Salt-Based Precursors

Abstract

D Transition Metal Dichalcogenides (TMDs), particularly MoS2, are promising candidates for sub-10 nm Gate All Around (GAA) CMOS FETs. Salt-assisted Chemical Vapor Deposition (CVD) enable lateral MoS2 growth at atmospheric pressure and low temperatures. This work analyzes salt-based precursor-driven CVD-grown MoS2 FETs at various temperatures. MoS2 was grown using Ammonium Molybdate salt, sulfurized at 750∘C, and transferred onto p−Si3/SiO2 substrates. At room temperature, threshold voltage (VT) ranged from -35 V to -25 V, with a peak drain current of 1.2μA/μm. As temperature increased above 325K, VT shifted exponentially, and carrier mobility dropped significantly. At 400 K, the gate lost channel control, though gate leakage current remained low. Calibration of the Receiver Channel for the GOPEX Precursor Experiments

Calibration measurements for the cooled (253 K) photomultiplier tube (PMT) detector, used on the receiver channel of the transmit/receive (T/R) switch for GOPEX, were conducted in the laboratory. A pulsed frequency-doubled neodymium:yttrium-aluminum-garnet (Nd:YAG) laser was used to direct 532-mn light on the PMT. By monitoring the energy per pulse of the light incident on the PMT, the minimum number of photons detected could be determined. These results agreed with the photon flux back-calculated from the PMT output waveform. Approximately 700 incident photons arriving during a temporal pulse width of approximately 65 nsec were detected with a signal-to-noise ratio (SNR) of approximately 1. Other receiver channel characteristics, such as PMT dark currents, optical transmission, and interference filter sensitivity to angle of light incidence, were also measured.

Polymer-assisted transfer of MBE-grown van der Waals materials

Molecular beam epitaxy (MBE) has been used to create high-quality, large-scale two-dimensional van der Waals (2D vdW) materials. However, due to the strong adhesion between the substrate and deposited materials, the peel-off and dry transfer of MBE-grown vdW films onto other substrates has been challenging. This limits the study and use of MBE films for heterogeneous integration including stacked and twisted heterostructures. In this work, we develop a polymer-assisted dry transfer method and successfully perform full-film transfer of various MBE-grown 2D vdW materials including transition metal dichalcogenides (TMD), topological insulators (TI) and 2D magnets. In particular, we transfer air-sensitive 2D magnets, characterize their magnetic properties, and compare them with as-grown materials. The results show that the transfer technique does not degrade the magnetic properties, with the Curie temperature and hysteresis loops exhibiting similar behaviors after the transfer. Our results enable further development of heterogeneous integration of 2D vdW materials based on MBE growth.
