Fixed charge in Cr-metallized MOS capacitors

It is pointed out that the reported measurements are useful in a study of interface charge distributions. Measurements of surface-state density at the SiO2 interface given information concerning the effect of the layer thickness on the flat-band interface charge. Other measurements provide data for a determination of the silicon-silica flat-band interface charge, the metal-silica interface charge, and the difference in barrier energies at the interfaces. Measurements of Fowler-Nordheim currents as a function of oxide thickness can be used for the determination of charge distribution in the area next to the metal-silica interface. The investigation shows that the silicon-silica interface is independent of thickness down to thicknesses as low as 40 A.

Oscillations in MOS tunneling

Oscillatory deviations from Fowler-Nordheim tunneling currents were measured in MOS capacitors with oxide thicknesses ranging from 30 to 75 A. The observed variation of oscillation phases and amplitudes with oxide thickness indicates that the Si-SiO2 interface is independent of oxide thickness only for thicknesses greater than 65 A. At lower thicknesses, the barrier height at the interface decreases gradually with oxide thickness at a rate on the order of 10 mV/A. At higher thicknesses, the barrier height is 4.08 eV. The energy dispersion relation with the SiO2 conduction band is parabolic. The mean free path within the SiO2 conduction band is on the order of 13 A.

Laser recording on MnBi films

The results of laser recording experiments in which a magnetic field controls the magnetization distribution along Curie-point switched micron-wide tracks are described. These experiments showed that analog as well as digital information may be recorded in this manner.

Magneto-optic investigation of MnBi films.

Another variation in the preparation of MnBi films from double layers of the constituents is reported. The dependence of Faraday and Kerr rotations on both composition and film thickness in these films suggests a model wherein a reacted double layer is made up of four separate layers. The variance in magneto-optic constants of MnBi reported here and previously is resolved in terms of this model.
